Abstract: High transconductance vertical FETs are produced in III-V epitaxially grown layers doped n, p and n, with the in-between submicron (0.15 μm) layer serving as the FET channel. The layer on the drain side of the channel may be thicker (3 μm) than on the source side (1.5 μm). The structure is V-grooved to expose a nearly vertical surface that is Si implanted or regrown with graded n-type GaAs/GaAlAs before a gate contact is deposited on the vertical structure. An alternative to employ a heterostructure with GaAlAs layers for the source and drain, and GaAs for the channel layer. Graded GaAs/GaAlAs is then selectively regrown in the channel layer.

Abstract: We analyze the effects of noise on the power spectrum of pulse trains generated by a continuously operating passively mode-locked laser. The shape of the different harmonics of the power spectrum is calculated in the presence of correlated timing fluctuations between neighboring pulses and in the presence of amplitude fluctuations. The spectra at the different harmonics are influenced mainly by the nonstationary timing-jitter fluctuations; amplitude fluctuations slightly modify the spectral tails. Estimation of the coupling term between the longitudinal cavity modes or the effective saturable absorber coefficient is made from the timing-jitter correlation time. Experimental results from an external cavity two-section semiconductor laser are given. The results show timing-jitter fluctuations having a relaxation time much longer than the repetition period.

Abstract: We present measurements of the transmission and dispersion properties of coupled-resonator optical waveguides (CROWs) consisting of weakly coupled polymer microring resonators. The fabrication and the measurement methods of the CROWs are discussed as well. The experimental results agree well with the theoretical loss, waveguide dispersion, group delay, group velocity, and group-velocity dispersion (GVD). The intrinsic quality factors of the microrings were about 1.5/spl times/10/sup 4/ to 1.8/spl times/10/sup 4/, and group delays greater than 100 ps were measured with a GVD between -70 and 100 ps/(nm/spl middot/resonator). With clear and simple spectral responses and without a need for the tuning of the resonators, the polymer microring CROWs demonstrate the practicability of using a large number of microresonators to control the propagation of optical waves.

Abstract: The transverse modes of a laser resonator containing a medium with a strong radial gain profile differ greatly from the modes of a similar resonator containing a low gain medium. Focusing and defocusing effects result from the gain profile and from the associated dispersion profile. The dispersion focusing causes an asymmetry in the power output as the laser is tuned across the gain line. The theory has been verified using a high gain 3.51-µ xenon laser.

Abstract: The semiconductor ZnO has gained substantial interest in the research community in part because of its large exciton binding energy (60meV) which could lead to lasing action based on exciton recombination even above room temperature. Even though research focusing on ZnO goes back many decades, the renewed interest is fueled by availability of high-quality substrates and reports of p-type conduction and ferromagnetic behavior when doped with transitions metals, both of which remain controversial. It is this renewed interest in ZnO which forms the basis of this review. As mentioned already, ZnO is not new to the semiconductor field, with studies of its lattice parameter dating back to 1935 by Bunn [Proc. Phys. Soc. London 47, 836 (1935)], studies of its vibrational properties with Raman scattering in 1966 by Damen et al. [Phys. Rev. 142, 570 (1966)], detailed optical studies in 1954 by Mollwo [Z. Angew. Abstract: Spread Spectrum It’s not just for breakfast anymore! Don't blame me, the title is the work of this month's guest columnist, Steve Bible, N7HPR (n7hpr@tapr.org). While cruising the net recently, I noticed a sudden bump in the number of times Spread Spectrum (SS) techniques were mentioned in the amateur digital areas. While QEX has discussed SS in the past, we haven't touched on it in this forum. Steve was a frequent cogent contributor, so I asked him to give us some background. Steve enlisted in the Navy in 1977 and became a Data Systems Technician, a repairman of shipboard computer systems. In 1985 he was accepted into the Navy’s Enlisted Commissioning Program and attended the University of Utah where he studied computer science. Upon graduation in 1988 he was commissioned an Ensign and entered Nuclear Power School. His subsequent assignment was onboard the USS Georgia, a trident submarine stationed in Bangor, Washington. Today Steve is a Lieutenant and he is completing a master’s degree in computer science at the Naval Postgraduate School in Monterey, California. His areas of interest are digital communications, amateur satellites, VHF/UHF contesting, and QRP. His research area closely follows his interest in amateur radio. His thesis topic is Multihop Packet Radio Routing Protocol Using Dynamic Power Control. Steve is also the AMSAT Area Coordinator for the Monterey Bay area. Here's Steve, I'll have some additional comments at the end.
