Journal ArticleDOI
Ozone and UV assisted oxidation of InN surfaces
TL;DR: In this article, the surface modification by this oxidation laterally highly resolved Auger measurements have been carried out, and the results show that the oxidation process is heavily dependent on the quality of the InN surface.
Journal ArticleDOI
Microscopic Degradation Analysis of RF-Stressed AlGaN/GaN HEMTs
F. Gutle,M. Baeumler,Michael Dammann,M. Casar,H. Walcher,Patrick Waltereit,Wolfgang Bronner,Stefan Müller,Rudolf Kiefer,Rudiger Quay,Michael Mikulla,Oliver Ambacher,Andreas Graff,Frank Altmann,M Simon +14 more
TL;DR: In this article, an AlGaN/GaN high electron mobility transistor (HEMT) was analyzed by electroluminescence microscopy (ELM) and infrared thermography (IRT).
Analysis of Dielectric Properties of Layered Plastics at W-Band Frequencies
Mathias Klenner,Christian Zech,A. Huelsmann,Michael Schlechtweg,Joachim Wagner,Oliver Ambacher +5 more
TL;DR: In this paper, an active 3D millimeter wave (mmW) imaging system used for characterization of dielectric multilayer materials is presented, where reflectometry is used to obtain the evolution of the refractive indices of unknown materials over a frequency range between 75 GHz and 110 GHz, denoted as W-band.
Journal ArticleDOI
Stability of GaN films under intense MeV He ion irradiation
TL;DR: In this paper, the authors have exposed MOCVD-grown GaN films to a 1 nA beam of 1.5 MeV 4 He + particles produced by the van de Graaff accelerator at Sacavem.

A balanced resistive 210 GHz mixer with 50 GHz IF bandwidth
D. Lopez-Diaz,Ingmar Kallfass,Axel Tessmann,Hermann Massler,Arnulf Leuther,Michael Schlechtweg,Oliver Ambacher +6 more
TL;DR: In this paper, a balanced 210 GHz MMIC with a measured IF bandwidth of more than 50 GHz and an RF bandwidth more than 100 GHz has been successfully developed in a 50 nm mHEMT technology.
