Abstract: Thermal challenges in next-generation electronic systems, as identified through panel presentations and ensuing discussions at the workshop, Thermal Challenges in Next Generation Electronic Systems, held in Santa Fe, NM, January 7-10, 2007, are summarized in this paper. Diverse topics are covered, including electrothermal and multiphysics codesign of electronics, new and nanostructured materials, high heat flux thermal management, site-specific thermal management, thermal design of next-generation data centers, thermal challenges for military, automotive, and harsh environment electronic systems, progress and challenges in software tools, and advances in measurement and characterization. Barriers to further progress in each area that require the attention of the research community are identified.

Abstract: CCD-based thermoreflectance microscopy has emerged as a high resolution, non-contact imaging technique for thermal profiling and performance and reliability analysis of numerous electronic and optoelectronic devices at the micro-scale. This thermography technique, which is based on measuring the relative change in reflectivity of the device surface as a function of change in temperature, provides high-resolution thermal images that are useful for hot spot detection and failure analysis, mapping of temperature distribution, measurement of thermal transient, optical characterization of photonic devices and measurement of thermal conductivity in thin films. In this paper we review the basic physical principle behind thermoreflectance as a thermography tool, discuss the experimental setup, resolutions achieved, signal processing procedures and calibration techniques, and review the current applications of CCD-based thermoreflectance microscopy in various devices.

Abstract: SUMMARY A new method is presented for the simulation of two-dimensional, incompressible, free surface fluid flow problems. The surface marker and micro cell (SMMC) method is capable of simulating transient free surface fluid flow problems that include multivalued free surfaces, impact of free surfaces with solid obstacles and converging fluid fronts (including wave breaking). New approaches are presented for the advection of the free surface, the calculation of the tentative velocity, final velocity and pressure fields and the use of multivalued velocities to treat converging fluid fronts. Simulation results are compared with experimental results for water sloshing in a tank to demonstrate the validity of the new method. Convergence of the new method is demonstrated by a grid refinement study. # 1997 John Wiley & Sons, Ltd.

An extensive literature search revealed that, although signie cant research has been done for relatively short pin e ns (L/d 10 3 , the friction factor is independent of pin length and Reynolds number.

Abstract: We found that the optimized mixture of graphene and multilayer graphene, produced by the high-yield inexpensive liquid-phase-exfoliation technique, can lead to an extremely strong enhancement of the cross-plane thermal conductivity K of the composite. The “laser flash” measurements revealed a record-high enhancement of K by 2300% in the graphene-based polymer at the filler loading fraction f = 10 vol %. It was determined that the relatively high concentration of the single-layer and bilayer graphene flakes (∼10–15%) present simultaneously with the thicker multilayers of large lateral size (∼1 μm) were essential for the observed unusual K enhancement. The thermal conductivity of the commercial thermal grease was increased from an initial value of ∼5.8 W/mK to K = 14 W/mK at the small loading f = 2%, which preserved all mechanical properties of the hybrid.
