Abstract: In this work, we demonstrate a high mobility two-dimensional electron gas (2DEG) formed at the β-(AlxGa1-x)2O3/Ga2O3 interface through modulation doping. Shubnikov-de Haas (SdH) oscillations were observed in the modulation-doped β-(AlxGa1-x)2O3/Ga2O3 structure, indicating a high-quality electron channel formed at the heterojunction interface. The formation of the 2DEG channel was further confirmed by the weak temperature dependence of the carrier density, and the peak low temperature mobility was found to be 2790 cm2/Vs, which is significantly higher than that achieved in bulk-doped Beta-phase Gallium Oxide (β-Ga2O3). The observed SdH oscillations allowed for the extraction of the electron effective mass in the (010) plane to be 0.313 ± 0.015 m0 and the quantum scattering time to be 0.33 ps at 3.5 K. The demonstrated modulation-doped β-(AlxGa1-x)2O3/Ga2O3 structure lays the foundation for future exploration of quantum physical phenomena and semiconductor device technologies based on the β-Ga2O3 material system.

Abstract: Measurements of charge-dependent azimuthal correlations with the ALICE detector at the LHC are reported for Pb-Pb collisions at root s(NN) = 2.76 TeV. Two- and three-particle charge-dependent azimuthal correlations in the pseudorapidity range vertical bar eta vertical bar < 0.8 are presented as a function of the collision centrality, particle separation in pseudorapidity, and transverse momentum. A clear signal compatible with a charge-dependent separation relative to the reaction plane is observed, which shows little or no collision energy dependence when compared to measurements at RHIC energies. This provides a new insight for understanding the nature of the charge-dependent azimuthal correlations observed at RHIC and LHC energies. DOI: 10.1103/PhysRevLett.110.012301

Abstract: In this paper we present a method for automatically segmenting unformatted text records into structured elements. Several useful data sources today are human-generated as continuous text whereas convenient usage requires the data to be organized as structured records. A prime motivation is the warehouse address cleaning problem of transforming dirty addresses stored in large corporate databases as a single text field into subfields like “City” and “Street”. Existing tools rely on hand-tuned, domain-specific rule-based systems.We describe a tool DATAMOLD that learns to automatically extract structure when seeded with a small number of training examples. The tool enhances on Hidden Markov Models (HMM) to build a powerful probabilistic model that corroborates multiple sources of information including, the sequence of elements, their length distribution, distinguishing words from the vocabulary and an optional external data dictionary. Experiments on real-life datasets yielded accuracy of 90% on Asian addresses and 99% on US addresses. In contrast, existing information extraction methods based on rule-learning techniques yielded considerably lower accuracy.

Abstract: Microgrid-containing parallel-connected inverters, where each inverter is controlled by decentralized active power/voltage frequency and reactive power/voltage magnitude droop control laws results in flexible and expandable systems. These systems have been known to have stability problems for large values of active power/voltage frequency droop control gain. However, so far the stability analysis of multi-inverter systems has always been performed in a computationally intensive manner by considering the entire microgrid. In a practical microgrid, where the number of inverters may be large or the capacity of the units may differ, it becomes essential to develop a method by which stability can be examined without much computational burden. The system of differential algebraic equations has been simplified using justifiable assumptions to result in a final expression that allows the stability of the microgrid to be examined separately with respect to the droop control laws of each inverter transformed into an equivalent network. Moreover, the procedure allows taking into consideration the R/X ratio of the interconnecting cables. Analysis of final expressions validate the stability results reported in literature. Experimental results on hardware show the stable operation of the microgrid.
