Abstract: The substrate-bias effect and source-drain breakdown characteristics in body-tied short-channel silicon-on-insulator metal oxide semiconductor field effect transistors (SOI MOSFET's) were investigated. Here, "substrate bias" is the body bias in the SOI MOSFET itself. It was found that the transistor body becomes fully depleted and the transistor is released from the substrate-bias effect, when the body is reverse-biased. Moreover, it was found that the source-drain breakdown voltage for reverse-bias is as high as that for zero-bias. This phenomenon was analyzed using a three-dimensional (3-D) device simulation considering the body-tied SOI MOSFET structure in which the body potential is fixed from the side of the transistor. This analysis revealed that holes which are generated in the transistor are effectively pulled out to the body electrode, and the body potential for reverse-bias remains lower than that for zero-bias, and therefore, the source-drain breakdown characteristics does not deteriorate for reverse-bias. Further, the influence of this effect upon circuit operation was investigated. The body-tied configuration of SOI devices is very effective in exploiting merits of SOI and in suppressing the floating body-effect, and is revealed to be one of the most promising candidates for random logic circuits such as gate arrays and application specific integrated circuits.

A car-based assigned total evaluation index computing mechanism obtains an in-travel power consumption value and an in-future-travel power consumption value based on the running power values, regenerative power values, future running power values, future regenerative power values and the like, to thereby compute assigned total evaluation indices of each car in the both cases. An assigned car deciding mechanism decides an assigned car based on the assigned total evaluation indices.

Abstract: The adsorption equilibria of Kr, Xe and N2, which are constituents of the off-gas from nuclear reprocessing processes, on representative adsorbents (Molecular Sieve 5A (MS5A) and activated charcoal) were studied. Adsorption experiments were conducted in the temperature range of 77 to 323 K using a packed bed column. The adsorption isotherms for the activated charcoal adsorbent were successfully correlated by the vacancy-solution model. The adsorption isotherms for the MS5A adsorbent were properly correlated by the Langmuir model and the vacancy solution model. The adsorption experiments for the binary component systems (Kr—Xe, Kr—N2 systems) were also performed, and the results suggest that the coexistence of Xe greatly inhibits the adsorption of Kr. The coexistence of large amounts of N2 was also found to inhibit the adsorption of Kr. Abstract: An uninterruptible power supply apparatus includes a cooler cooling a converter/chopper circuit and a cooler cooling a PWM inverter. The converter/chopper circuit and the cooler make up one integrated unit. Accordingly, a smaller apparatus can be achieved, compared with a conventional apparatus in which a cooler is provided for each of a converter and a chopper.
