Abstract: SiC-MOSFETs provide superior performance for next generation power electronics systems. High threshold voltage 600 V SiC-MOSFETs were realized utilizing a reoxidation process, which drastically improves a tradeoff between an ON-resistance and a threshold voltage. Low-loss SiC-MOSFETs with a 1200 V/100-A rating have been developed. Using the developed SiC-MOSFETs, 1200 V/800-A high-power full SiC module with an ON-resistance as low as 2.9 m $\Omega $ at 150 °C was successfully fabricated. The high-power module markedly reduces power loss especially at high carrier frequency. Large-area 3300 V SiC-MOSFETs with an ON-resistance of 52 m $\Omega $ at 175 °C exhibit an adequate reverse bias safe operating area and 3300 V SiC-MOSFETs screened by applying a body diode current stress show stable characteristics under a continuous current through their body diode for 1000 h.

Abstract: A direction regulator H of display, comprising a frame M mounting a member 7 capable of elevating/lowering in the height direction X1. A display fixing part 1 is provided to an upper part of the elevating/lowering member 7. The display fixing part 1 comprises a base member 2 having a spherical receiving face 27A. In front of the base member 2, a cap support 3 comprising a spherical cap body 31 having a curvature substantially identical to that of the receiving face 27A is provided to be urged by a spring 9 through the receiving face 27A of the base member 2. A flange 4 is clamped between the base member 2 and the cap support 3. The flange 4 is slidable along the spherical receiving face 27A of the base member 2. The flange 4 is fixed with a display D through an angle regulating member 5.

Abstract: The distributed Brillouin scattering technique, using pulse width of 1ns, that is, one order of magnitude smaller than currently available in commercial applications of BOTDA, was successfully implemented and examined in laboratory environment by Bao et al. However, the two main problems prohibits its commercial use, namely, the measurement setting must be modified each time the measurements object is changed, and, furthermore, long-range measurements cannot be effectively carried out due to substantial increase in signal noise level with the measurement distance. This paper presents a new technique, which overcomes both of these problems, by introducing the pre-pump pulse in front of standard laser pulse. Theoretical analysis clearly demonstrates that the cm-order distributed sensing, independent of the fiber length, can be realized. Moreover, a quantitative analysis of strain measurement accuracy is also presented.
