Abstract: Principal faces of semiconductor devices (19) are bonded by means of a bond layer (17) on one face (lower face) of a heat-resistive flexible synthetic resin film (8, 16), for example, polyimide film, the other face (upper face) of the heat-resistive flexible synthetic resin film (8, 16) has bonded wiring conductor films (22) of a specified wiring pattern, and specified parts of electrode metal layers (20) or specified regions (66, 67) on the principal face of the semiconductor devices (19) and specified parts of the wiring conductor films (22) on the resin film (8, 16) are connected by conductor films (22) formed extending between them through through-holes with sloped wall (18, 18a, 32) formed on the resin film (18, 16). Also, a thin reinforcing frame (24) of a metal film, formed on said one (lower) face of the resin film (8, 16) with a specified pattern, may be connected to the wiring conductor films (22) through other through-holes (181) with sloped wall.

Abstract: To realize a plasma doping method which can control a dosage precisely to improve an in-plane homogeneity of the dosage. The plasma doping method is based on such a discovery, while noting the result, that the dosage of boron is substantially constant for a time period, if a silicon substrate is irradiated with a B2H6/He plasma and is biased, and that the saturation time period is longer and stabler than that, for which the repetitions of an apparatus control can be retained. When the plasma irradiation is started, the dosage increases at first, but then continues to be substantially constant independently of the time change. The dosage then decreases if the time is elongated. If this time period, for which the dosage is substantially constant independently of the time change, is employed as a process window, the dosage can be precisely controlled.

Abstract: In a battery pack including rechargeable batteries arranged in parallel, a cooling medium path for allowing a cooling medium to horizontally flow be formed between the rechargeable batteries. A cooling medium delivery device for delivering the cooling medium to the cooling medium path is provided so as to reduce a height of the battery pack including a cooling device. The cooling medium delivery device is constituted by a pair of cooling medium introduction ducts provided on both right and left sides of the battery pack, each having delivery ports for delivering the cooling medium alternately in horizontally opposed directions to each of the cooling medium paths, and a cooling medium compression transport device for supplying the cooling medium to both of the cooling medium introduction ducts.

The device can improve both the error rate characteristics of a modulated signal and the transmission efficiency of the information signal.
