Abstract: In this paper, for the first time to our knowledge, we report and demonstrate the technological steps dedicated to thermal management of antimonide-based surface emitting laser devices grown by molecular beam epitaxy. Key points of the technological process are firstly the bonding of the structure on the SiC host substrate and secondly the GaSb substrate removal to leave the Sb-based membrane. The structure design (etch stop layer, metallic mirror, etc), bonding process (metallic bonding via solid–liquid interdiffusion) and GaSb substrate removal process (selective wet-chemical etchants, etc) are presented. Optical characterizations together with external-cavity VCSEL laser emission at 2.3 µm at room temperature in continuous wave are presented.

Abstract: New measurements of the electrical resistivity of MnAs and MnSb are reported as part of a program of relating the electronic and crystal structure of compounds to their electrical properties. Modern experimental methods have been used in an attempt to obtain better samples and to avoid the formation of cracks which greatly influence the measured resistivity. The electrical resistivity of MnAs in the paramagnetic range where it is fairly independent of temperature is about 5 × 10−4 ohm cm. In the ferromagnetic range it is about 2 × 10−4 ohm cm at 0 °C with a temperature coefficient of 5 × 10−3 per °C.

Abstract: New Mg-containing antimonide Zintl phases, Sr14MgSb11 and Eu14MgSb11, were synthesized from high-temperature solid-state reactions in Ta tubes at 1323 K. Their structures can be viewed as derived from the Ca14AlSb11 structure type, which adopt the tetragonal space group I41/acd (No. 142, Z = 8) with the cell parameters of a = 17.5691(14)/17.3442(11) A and c = 23.399(4)/22.981(3) A for the Sr- and Eu-containing compounds, respectively. The corresponding thermoelectric properties were probed, which demonstrated high potential of these compounds as new thermoelectrics for their very low thermal conductivity and moderate Seebeck coefficient. Magnetism studies and theoretical calculations were conducted as well to better understand the structure-and-property correlation of these materials.
