Abstract: An RF power combiner combines the power of several microwave high power FET amplifiers. A plurality of baluns which convert a balanced transmission line to an unbalanced transmission line and have outputs which are 180° out of phase from each other may be connected at the inputs and the outputs of the FETs. This connection allows for very high output power while matching impedances of the input and the output of the power combiner. Additionally, loss in the output circuit can be minimized by connecting equi-phase outputs of the FETs in a parallel/push-pull manner.

Abstract: Doherty power amplifier combiner with tunable impedance termination circuit. A signal combiner can include a balun transformer circuit having a first coil and a second coil. The first coil can be implemented between a first port and a second port. The second coil can be implemented between a third port and a fourth port. The first port and the third port can be coupled by a first capacitor. The second port and fourth port can be coupled by a second capacitor. The first port can be configured to receive a first signal. The fourth port can be configured to receive a second signal. The second port can be configured to yield a combination of the first signal and the second signal. The signal combiner can include a termination circuit that couples the third port to a ground. The termination circuit can include a tunable impedance circuit.

Abstract: With the development of radio frequency wireless communication technology, there are strong demands of spiral inductor with high performance and low profile. The inductor is a basic component of IPD (Integrated Passive Devices [1]) including oscillators, filters, mixers and baluns. In this paper, the structure and process of fabricating a high performance wafer level silicon-base spiral inductor was presented and the effects of geometrical parameters on the inductance and quality factor were studied via a commercial 3-D EM [2] (Electromagnetic) simulator software. The performance was compared with the traditional on-chip embedded inductors. The results show that the number of turns and inner radius significantly impact the inductance and the performance of the mentioned spiral inductor is better than the traditional on-chip embedded inductors.

Abstract: Broadband monolithic InGaP HBT frequency doublers for K-band application have been developed. The designs employ a Gm-boosted differential common-base configuration using either capacitive or transformer-based coupling between base and emitters. To the authors' best knowledge, these are the first frequency doublers utilizing the Gm-boosted configuration and the result demonstrate larger bandwidth and higher output power than any previously reported frequency doublers. The design with cross-coupled capacitors presents a fundamental rejection better than 20 dB over a 100% 3-dB bandwidth, extending from 6 to 18 GHz. The transformer-coupled design has about 15-dB fundamental rejection over a slightly narrower bandwidth extending from 7 to 16 GHz. Both doublers have conversion gain peaking at more than -0.8 dB and output powerPsat >; 13 dBm . The designs are also very compact with chip sizes less than 0.5 mm2.

The phase change between the two circuits caused by the presence of an object near the coil is passed by a balun transformer phase detector and fed to a level detector which produces an output when a predetermined signal threshold is exceeded.
