Abstract: This invention provides an optical semiconductor device which can independently control optical gains or optical characteristics electrically by forming two layers on two pn junctions with either a pnp structure or an npn structure (5) of a band gap energy narrower than adjacent layers thereto to enable increase of modulation width of a monolithic integrated laser with an optical modulator such as wavelength tunable laser or control of spectrum forms of a semiconductor optical amplifier.

Abstract: An electro-optical modulation system comprising optical modulator means for pulse-modulating an incoming light beam in response to a pulsed RF input signal and to a bias signal and for producing a pulse-modulated optical output which is characterized by a plurality of enveloped pulses, optical detector means (17) for producing an electrical signal which is representative of the output from the optical modulator means, average detecting means (19) for producing pulse envelope signals which are representative of the envelopes of the pulses, and a bias control circuit (20), using a plurality of pulse envelope signals, for producing the bias signal as a function of the pulse envelopes.

Abstract: The first monolithically integrated laser/interferometric modulator is reported. The total chip length of 2.5 mm includes a 970 μm-long strained InGaAs/InGaAsP quantum well gain section, a 230 μm-long wavelength tuning section containing a distributed Bragg reflector grating, and an 800 μm-long active length Mach-Zehnder modulator based on electrorefractive InGaAsP/InP quantum wells. 4 V pushpull drive voltage produces 12.5 dB modulation depth with −9 dBm optical power coupled into a cleaved fibre.

Abstract: The efficiency of an acousto-optic modulator or deflector is increased by re-using the undiffracted beam, causing the same light beam to travel multiple times through the modulator. In order to maintain the bandwidth of the modulator, the multiple passes are made co-axial. A polarizing beam combiner and a waveplate are used to transmit the incoming beam but reflect the beam on the second pass. The gain in the efficiency of the modulator is particularly large for low efficiency modulators.
