Abstract: This paper reports on state-of-the-art millimeter-wave power performance of N-polar GaN-based metal–insulator–semiconductor high-electron-mobility transistors at 30 and 94 GHz. The performance is enabled by our N-polar deep recess structure, whereby a GaN cap layer is added in the access regions of the transistor to simultaneously enhance the access region conductivity while mitigating dc-to-RF dispersion. The impact of lateral scaling of the drain access region length is examined using the tradeoff between breakdown voltage and small-signal gain. Load-pull measurements are presented at 94 GHz, corresponding to the target device operating frequency in W-band, where the device demonstrated a peak power-added efficiency (PAE) of 28.8% at 16 V and record-high maximum output power density of 8 W/mm at 20 V. Additional load-pull measurements at 30 and 10 GHz demonstrate the viability of this device across a wide frequency range where the peak power remained constant at 8 W/mm and with peak PAEs of 56% and 58%, respectively.

Abstract: The realization of red to green photon energy up-conversion in a multicomponent polymeric organic solid film with good photochemical stability is presented. Up-converted light is obtained by using an ultralow excitation power density in the range of 1 mW cm(-2), suitable to recover the low energy tail of the solar emission spectrum.

Abstract: The demand for decreasing costs and volume leads to a constantly increasing power density of industrial converter systems. In order to improve the power density further different aspects, like thermal management and electromagnetic effects must be considered in conjunction with the electrical design. Therefore, a comprehensive optimization procedure based on analytical models for minimizing volume of DC-DC converter systems has been developed at the Power Electronic Systems Laboratory of the ETH Zurich. Based on this procedure three converter topologies - a phase shift converter with current doubler and with capacitive output filter and a series-parallel resonant converter - are optimized with respect to power density for a telecom supply (400V/48V). There, the characteristic of the power density, the efficiency and the volume distribution between the components as function of frequency is discussed. For the operating points with maximal power density also the loss distribution is presented. Further more, the sensitivity of the optimum with respect to junction temperature, cooling and core material is investigated. The highest power density is achieved by the series-parallel resonant converter. For a 5 kW supply a density of approximately 12 kW/ltr. and a switching frequency of ca. 130 kHz results.

Abstract: Supercapacitors, based on fast ion transportation, are specialized to provide high power, long stability, and efficient energy storage using highly porous electrode materials. However, their low energy density excludes them from many potential applications that require both high energy density and high power density performances. Using a scalable nanoporous graphene synthesis method involving an annealing process in hydrogen, here we show supercapacitors with highly porous graphene electrodes capable of achieving not only a high power density of 41 kW kg-1 and a Coulombic efficiency of 97.5%, but also a high energy density of 148.75 Wh kg-1. A high specific gravimetric and volumetric capacitance (306.03 F g-1 and 64.27 F cm-3) are demonstrated. The devices can retain almost 100% capacitance after 7000 charging/discharging cycles at a current density of 8 A g-1. The superior performance of supercapacitors is attributed to their ideal pore size, pore uniformity, and good ion accessibility of the synthesized graphene.
