Abstract: We propose a novel highly scalable source-drain-junction-free field-effect transistor that we call the bulk planar junctionless transistor (BPJLT). This builds upon the idea of an isolated ultrathin highly doped device layer of which volume is fully depleted in the off-state and is around flatband in the on-state. Here, the leakage current depends on the effective device layer thickness, and we show that with well doping and/or well bias, this can be controllably made less than the physical device layer thickness in a bulk planar junction-isolated structure. We demonstrate by extensive device simulations that these additional knobs for controlling short-channel effects reduce the off-state leakage current by orders of magnitude for similar on-state currents, making the BPJLT highly scalable.

Abstract: The application of GaAs field effect transistors in digital circuits requires a valid description by an equivalent circuit at all possible gate and drain bias voltages for all frequencies from DC up to the gigahertz range. An equivalent circuit is presented which takes into account the gate current of positively biased transistors as well as the symmetrical nature of the devices at low drain voltages. A fast method of determining the elements of the equivalent circuit at all bias points without frequency limitations is presented. Direct computation from analytical expressions, without iteration, allows this parameter extraction procedure to be used for real-time on-wafer parameter extraction. Large-signal calculations are possible by inserting the voltage dependences evaluation for the elements into suitable simulation programs, such as SPICE. >

Abstract: Transistor-based nanoelectronic sensors are capable of label-free real-time chemical and biological detection with high sensitivity and spatial resolution, although the short Debye screening length in high ionic strength solutions has made difficult applications relevant to physiological conditions. Here, we describe a new and general strategy to overcome this challenge for field-effect transistor (FET) sensors that involves incorporating a porous and biomolecule permeable polymer layer on the FET sensor. This polymer layer increases the effective screening length in the region immediately adjacent to the device surface and thereby enables detection of biomolecules in high ionic strength solutions in real-time. Studies of silicon nanowire field-effect transistors with additional polyethylene glycol (PEG) modification show that prostate specific antigen (PSA) can be readily detected in solutions with phosphate buffer (PB) concentrations as high as 150 mM, while similar devices without PEG modification only...

Abstract: A unit operator cell includes a plurality of SOI (Silicon on Insulator) transistors, write data is stored in a body region of at least two SOI transistors, and the storage SOI transistors are connected in series with each other to a read port or each of the storage SOI transistors is singly connected to the read port. Therefore, an AND operation result or a NOT operation result of data stored in the unit operator cells can be obtained, and operation processing can be performed only by writing and reading data. A semiconductor signal processing device that can perform logic operation processing and arithmetic operation processing at high speed is implemented with low power consumption and a small occupation area.

Abstract: Si metal-oxide-semiconductor field-effect transistor (MOSFET) scaling trends are presented along with a description of today's 0.13-/spl mu/m generation transistors. Some of the foreseen limits to future scaling include increased subthreshold leakage, increased gate oxide leakage, increased transistor parameter variability and interconnect density and performance. Basic device and circuit requirements for electronic logic and memory products are described. These requirements need to be kept in mind when evaluating nanotechnology options such as carbon nanotube field-effect transistors (FETs), nanowire FETs, single electron transistors and molecular devices as possible future replacements for Si MOSFETs.
