A novel fusion memory is proposed as a new paradigm of silicon based memory technology. An O/N/O gate dielectric and a floating body are combined with a FinFET, and the non-volatile memory (NVM) and high speed capacitorless 1T-DRAM are performed in a single transistor. A nitride trap layer is used as an electron storage node for NVM, and hetero-epitaxially grown Si/Si1-xGex energy band engineered bulk substrates allow excess hole storage for 1T-DRAM. Highly reliable 1T-DRAM and NVM are demonstrated.

Vehicle operator and/or occupant information apparatus and method

Intelligent transport systems (ITS) are members of an emerging class of systems which have highly distributed architectures and are equally distributed in their development, procurement, and management. Important characteristics of such systems include: (1) the lack of a client with ownership and developmental responsibility for the system, (2) considerable uncertainty in system purposes and a recognition that they will extensively evolve in unknown directions over the lifetime of the system, and (3) the need for extensive voluntary cooperation in their deployment and use. This work uses ITS as an example of how system architecting methods, especially heuristic refinement, can be used to provide developmental guidance and to organize the process of architecture evaluation and selection. In the particular case of ITS, these methods suggest an appropriate abstraction level for the architectural components, and means for combining deployment and architectural concerns.

On architecting and intelligent transport systems

In this paper, a fully-distributed system-level control architecture is described for dispatching, routing, and collision avoidance of multiple passive vehicles moving in a guideway network formed by a multitude of propulsion units. Propulsion units cooperate using a communication network with a topology identical to that of the guideway network, eliminating the need for explicit knowledge of global topography and enabling rapid real-time response to service requests using a parallel, shortest-route algorithm. The concepts developed are applied to a high-performance system in which vehicles respond to spontaneous requests to transfer material from point to point in manufacturing facilities in seconds rather than the minutes required in conventional AGV and conveyor systems. In this application, the vehicle and propulsion-unit lengths are on the same order of magnitude, the propulsion-unit-length/maximum-vehicle-velocity time characteristic is small, and the ratio of the number of propulsion units to the number of vehicles is large. >

Distributed system-level control of vehicles in a high-performance material transfer system

The field of Road Transport Informatics (RTI) has spurred a substantial interest in the development and adaptation of a diverse range of technologies for vehicle-infrastructure communications. Candidate technologies for early implementation include FM RDS-TMC, short-range beacons and cellular mobile radio GSM. This paper reviews some of the major characteristics of these systems and debates some of the issues influencing the design and integration of communications technologies for RTI. Next, a possible integration framework which essentially acts to decouple RTI applications from communications networks is described. The aim is to facilitate end-to-end communications between any two application systems which need to communicate, regardless of the network to which each is attached. This concept leads to the notion of a virtual RTI network and is currently under investigation to determine its viability and applicability.
