Atomic Layer Deposition of Bi1 − x − y Ti x Si y O z Thin Films from Alkoxide Precursors and Water

TL;DR: In this paper, a 30-nm-thick BTSO film was grown at 250°C as a result of self-limiting adsorption and hydrolysis of the precursors, wherein the saturated growth rate was about 0.2 A/cycle.
