A novel bi-level DRAM architecture is described which achieves significant reductions in die size while maintaining the noise performance of traditional folded architectures. Die size reduction results primarily by building the memory arrays with 6F2 or smaller memory cells in a type of cross point memory cell layout. The memory arrays utilize stacked digitlines and vertical digitline twisting to achieve folded architecture operation and noise performance.

Digit line architecture for dynamic memory

A method and circuit adaptively adjust the timing offset of a digital signal relative to a clock signal output coincident with that digital signal to enable a latch receiving the digital signal to store the digital signal responsive to the clock signal. The digital signal is applied to the latch, and stored in the latch responsive to the clock signal. The digital signal stored in the latch is evaluated to determine if the stored digital signal has an expected value. The timing offset of the digital signal is thereafter adjusted relative to the clock signal. and the digital signal is once again stored in the latch responsive to the clock signal at the new timing offset. A number of digital signals at respective timing offsets relative to the clock signal are stored and evaluated, and a final timing offset of the digital signal is selected from the ones of the timing offsets that cause the latch to store the digital signal having the expected value. The timing offset of the digital signal is thereafter adjusted to the selected final timing offset. A read synchronization circuit may adaptively adjust the timing offset of digital signals in this manner, and such a read synchronization circuit may be utilized in many types of integrated circuits, including packetized dynamic random access memories, memory systems including a memory controller and one or more such packetized dynamic random access memories, and in computer systems including a plurality of such packetized dynamic random access memories.

Method and apparatus for adaptively adjusting the timing offset between a clock signal and digital signals transmitted coincident with that clock signal, and memory device and system using same

A integrated circuit, such as a memory integrated circuit, includes a vernier clock adjustment circuit receiving an input clock signal and providing a rising-edge clock signal representing the input clock signal delayed by a rising-edge delay and providing a falling-edge clock signal representing the input clock signal delayed by a falling-edge delay. An edge triggered circuit receives data and the rising-edge and falling-edge clock signals, and stores data at the rising-edge of the rising-edge clock signal and at the falling-edge of the falling-edge clock signal. One form of the invention is a memory system having a memory controller coupled to memory modules through data and command busses. Each memory module includes the vernier clock adjustment circuitry.

Clock vernier adjustment

A memory device with multiple clock domains. Separate clocks to different portions of the control circuitry create different clock domains. The different domains are sequentially turned on as needed to limit the power consumed. The turn on time of the domains is overlapped with the latency for the memory access to make the power control transparent to the user accessing the memory core. The memory device can dynamically switch between a fast and a slow clock depending upon the needed data bandwidth. The data bandwidth across the memory interface can be monitored by the memory controller, and when it drops below a certain threshold, a slower clock can be used. The clock speed can be dynamically increased as the bandwidth demand increases.

Power control system for synchronous memory device

A system for adjusting the phase of an internal clock signal relative to an external clock signal in a packetized dynamic random access memory device. The system applies a plurality of initialization packets to the memory device that are captured in a shift register responsive to a transition of the internal clock signal. However, the phase of the internal clock signal is sequentially incremented after each initialization packet has been captured in the shift register. After a plurality of initialization packets have been captured, an evalution circuit identifies which phases of the internal clock signal clocked the shift register at the proper time to accurately capture each initialization packet. A single phase of the internal clock signal is then selected from within the range of internal clock signal phases that successfully captured initialization packets. This selected phase of the internal clock signal is used during normal operation of the memory device.

Method and apparatus for adaptively adjusting the timing of a clock signal used to latch digital signals, and memory device using same

A memory (20) includes a write control delay locked loop (52) for controlling a write cycle of the memory (20). The delay locked loop (52) includes an arbiter circuit (264), a voltage controlled delay (VCD) circuit (260), and a VCD control circuit (265). The arbiter circuit (264) compares a clock signal to a delayed clock signal from the VCD circuit (260). In response, the arbiter circuit (264) provides a retard signal to the VCD control circuit (265). The VCD control circuit (265) receives the retard signal and adjusts a propagation delay of the delayed clock signal to compensate for changes in the clock frequency, as well as to compensate for process, temperature, and power supply variations.

Write control for a memory using a delay locked loop

A pipelined memory (20) has a synchronous operating mode and an asynchronous operating mode. The memory (20) includes output registers (34) and output enable registers (48) which are used to electrically switch between the asynchronous operating mode and the synchronous operating mode. In addition, in the synchronous operating mode, the depth of pipelining can be changed between a three stage pipeline and a two stage pipeline. By changing the depth of pipelining, the memory (20) can operate using a greater range of clock frequencies. In addition, the operating frequency can be changed to facilitate testing and debugging of the memory (20).

Pipelined memory having synchronous and asynchronous operating modes

A power-on reset circuit (30) for a memory (20) includes a DC model circuit (39), an N BIAS check circuit (64), and a NAND logic gate (71). A logic low power-on reset signal is provided at power-up of the memory (20) to establish initial conditions in a clock circuit (29) and in row and column predecoders/latches (24, 27). When the power supply voltage, a bandgap reference voltage, and a bias voltage all reach their predetermined voltages, the power-on reset circuit (30) provides a logic high power-on reset signal. In this manner, the power-on reset circuit (30) is assured of providing a logic low power-on reset signal until all of the proper voltage levels are reached. In addition, the power-on reset circuit models a DC circuit equivalent of an address buffer circuit (79) for compensating for process and temperature variations.

Power-on reset circuit for preventing multiple word line selections during power-up of an integrated circuit memory

A layout portion (20) has a first portion (25), and a second portion (55). In the first portion (25), a reference voltage line (27) is disposed between two V DD power supply lines (26, 30) for a first predetermined length, for providing capacitive coupling between V DD and a reference voltage. In the second portion (55), the reference voltage line (27) is disposed between two V SS power supply lines (28, 41) for a second predetermined length, for providing capacitive coupling between V SS and the reference voltage. The capacitive coupling stabilizes the reference voltage with respect to the power supply voltage, and reduces power supply noise due to lead inductance and changing current demand. In addition, the power supply lines (26, 28, 30, 41) are disposed half above an N-type region (22) and half above a P-type substrate (21) for reducing local transistor switching noise.
