The invention discloses testing optimization and modeling optimization schemes of a semiconductor device. The testing optimization scheme is based on a testing structure for testing specific non-direct-current parameters, an auxiliary structure of the testing structure is established, testing of the non-direct-current parameters is performed, parallel-connection parasitic resistance and serial-connection parasitic resistance of the testing structure are calculated based on a parasitic network model of the auxiliary structure and a testing result, linear fitting is performed to obtain direct-current parasitic resistance of the testing structure, direct-current testing is conducted on the testing structure to obtain direct-current testing data, and the direct-current testing data is corrected based on a direct-current equivalent sub-circuit model. The schemes are based on the testing structure for testing the non-direct-current parameters, and the influence of parasitic element of the testing structure on the direct-current testing data is eliminated, so that the semiconductor devices represented by the direct-current testing data and the testing data of the non-direct-current parameters tend to be consistent, assessment on the characteristic of the semiconductor device is accurate, and reliable data is provided for modeling.
