The chemical modification of titanium alkoxides by alkoxy- and aminoalcohols, s-diketones, s-ketoesters, carboxylic and phosphonic acids, and related compounds, and the hydrolysis behavior of the organically modified precursors are reviewed Special focus is put on structural aspects and on the possibility to introduce functional organic groups Such precursors have a high potential for innovative materials syntheses because they permit control of the precursor reactivity in sol–gel processes and the preparation of titania-based inorganic–organic hybrid materials Coordination, solvation, aggregation and redistribution equilibria play an important role in the chemistry of the modified titanium alkoxides, and organic side reactions have to be taken into account

A range of high-permittivity (κ) dielectric oxides are currently being investigated as alternatives to SiO2 as the dielectric insulating layer in sub-0.1 μm CMOS technology. Metalorganic chemical vapour deposition (MOCVD) and atomic layer deposition (ALD) are promising techniques for the deposition of these high-κ dielectric oxides. Some recent developments in precursors for the MOCVD and ALD of ZrO2, HfO2, Zr- and Hf-silicate and the rare earth oxides M2O3 (M = Pr, La, Gd, Nd) are discussed.

O-Organometal hydroxylamines and oximes

Alkoxides of titanium react exothermally with oximes and diethylhydroxylamine to give complexes of the formula, Ti(OR)4–x(L)x[x= 1–4; R = Pri when LH = oxime; R = Et, Pri, and But when LH = Et2NOH]. Alcoholysis of some of these give the corresponding t-butoxy-derivatives. I.r. spectra have been recorded and molecular weights determined.

Bis(1,3,5,2-oxadiazaborol-2-yloxy)tetrabutyldistannoxanes have been synthesized by the reaction of amidoxime, boric acid and dibutyltin oxide. A probable structure for the dimeric species has been proposed on the basis of molecular weight and IR spectral data.
