Nano-scaled photocatalytic TiO2 thin films prepared by magnetron sputtering

In contrast to reactions at metal electrodes, charge transfer processes at semiconductor electrodes can be controlled by light excitation if minority carriers are involved. Since electron and hole transfer always occur via one of the energy bands, valuable information on the energy parameters determining the reaction rates can be obtained. In the present paper, models of the charge transfer processes at semiconductor electrodes are presented, and the kinetics of various reactions in the dark and under illumination are discussed in detail. During the last decade it has become very popular to investigate photoinduced charge transfer reactions at small semiconductor particles, i.e. at micoroheterogeneous systems, because of the large surface area. Here, various fundamental processes in suspensions or colloidal solutions are compared with corresponding reactions at extended electrodes. Finally, several applications of photoinduced reactions at semiconductor electrodes and particles are briefly described.

1. まえがき 酸化チタン(TiO2)の結晶構造はアナターゼ(anatase),ル チル(rutile),ブ ル ッカイ ト(brookite)の三種が知 られて い る。なかでもルチル構造は低温から高温まで安定 であり, 電気的には高誘電率,高 抵抗率を示す。これらの特徴は, 薄膜 コンデ ンサーや湿度センサー,ま たガスセンサー等 にすで に実用化されてい る(1)。さらにTiO2は 紫外線を吸 収することにより電子 ・ホール対を形成 し,そ のホール が炭酸ガスを分解 し炭化水素ガス等に変換する触媒作用 を有するため,最 近ではこの分野へ の応用が大 きく期待 されている(2)-(4)。 今までTiO2の 応用に関する研究はほとんどが粉末試料 を用いたもので,薄 膜試料 を用いた例は非常に少ない。 しか し薄膜試料は電子構造や化学量論性を定量的に制御 できるこ とや,よ り大 きな量子効率 が得 られる(5),(6)など の利点持つためTiO2の特性を利用 したデバイス作製にとっ ては非常に都合がよい。また,サ ブ ミクロン以下のTiO2 薄膜は光の干渉によ り青,紫,金 色などに発色するので 装飾品を中心とした商業ベースでの応用 も考え られる。 このようなデバイスを薄膜で作製す ることを考えた場 合,基 板との密着性がよく,電 気伝導度及びバ ンドギャッ プな どの電気的特性を自由に制御で きることが重要で あ る。また,機 能性薄膜作製においては,プ ラスチックや 紙などの高分 子系を含む種 々の基板上 に低温で成膜する 技術開発が不可欠になる。 最近,イ オ ンビーム法や プラズマ法によりTiO2薄膜を 作製する試みが数多 くな されている(7)-(14)。しかし,こ れ までに作製されたTiO2薄 膜はほとんどが非晶質かアナター ゼ構造で,電 気的特性の良好なルチル構造をもつTiO2薄 膜が得 られていない。わずかに作製 後800°C の高温で熱 処理を施 したもの(15)や,400°C で基板を加熱 しながら成 膜を行な ったもの(16)などでルチル構造を もつTiO2薄膜の 形成が確認されるのみであ る。このように350°C 以下の 低温ではルチル構造のTiO2薄 膜がまだ得 られていない。 我 々は,Ar+イ オ ンア シス ト反応 性 蒸 着(Ion Beam Assisted Reactive Deposition: IBARD)法 を用いて室温でル チル型TIOx膜 の作製を試みた。 この方法は酸素雰囲気 下でTiを基板に蒸着す るの と同時に,Ar+イ オ ンをアシス トイオ ンビームとして用いTiOx薄 膜を作製す るものであ る(17)。このAr+イ オ ンビームがTiとOの 結合を促進させ, 従来の方法 よ りも低温でルチル型のTiO2薄 膜形成が行な えると予想 される。 本研究では,IBARD法 を用 いて室温でTiO2薄 膜の作製 を行ない,作 製 された薄膜の電気的特性評価を行なった。 また,Ar+イ オ ン電流密度への依存性を調べることにより イオン照射効果について も明 らかに した。
