Manufacture of reflection preventive film

Abstract
PURPOSE:To simply obtain a reflection preventive film by coating a composition obtained by mixing titanic acid ester, carboxylic acid and p-n junction forming dopant in the prescribed solvent on a semiconductor substrate and then heat treating it. CONSTITUTION:Phosphorus pentaoxide, isopropyl titanate, and acetic acid are added as a dopant to an ethyl alcohol, or isopropyl alcohol as a solvent, and the mixture is agitated. This solution is coated by a rotary coating machine on a P type single crystal silicon wafer 1, and is heat treated in the atmosphere. In the process, an oxidized titanium film 3b containing phosphorus as an impurity is formed on the substrate 1. Thereafter, it is diffused in the nitrogen atmosphere.
