A theory for the electronic band structure and the free-carrier optical gain of wurtzite-strained quantum-well lasers is presented. We take into account the strain-induced band-edge shifts and the realistic band structures of the GaN wurtzite crystals. The effective-mass Hamiltonian, the basis functions, the valence band structures, the interband momentum matrix elements, and the optical gain are presented with analytical expressions and numerical results for GaN-AlGaN strained quantum-well lasers. This theoretical model provides a foundation for investigating the electronic and optical properties of wurtzite-strained quantum-well lasers.

Optical gain of strained wurtzite GaN quantum-well lasers

This paper discusses the issues involving the design and fabrication of vertical-cavity surface-emitting lasers (VCSELs). A review of the basic experimental structures is given, with emphasis on recent developments in distributed Bragg reflectors, gain media, as well as current and optical confinement techniques. The paper describes present VCSEL performance, in particular, those involving selective oxidation and visible wavelength operation.

Design, fabrication, and performance of infrared and visible vertical-cavity surface-emitting lasers

We present a comprehensive numerical model for vertical-cavity surface-emitting lasers that includes all major processes affecting cw operation of axisymmetric devices. In particular, our model includes a description of the 2-D transport of electrons and holes through the cladding layers to the quantum well(s), diffusion and recombination of these carriers within the wells, the 2-D transport of heat throughout the device, and a multilateral-mode effective index optical model. The optical gain acquired by photons traversing the quantum wells is computed including the effects of strained band structure and quantum confinement. We employ our model to predict the behavior of higher-order lateral modes in proton-implanted devices and to provide an understanding of index-guiding in devices fabricated using selective oxidation.

Comprehensive numerical modeling of vertical-cavity surface-emitting lasers

A complete model with the spin-orbit coupling for strained quantum-well lasers is presented. Explicit formulas for the momentum-matrix elements are given. The improvement in the threshold current density of tensile strained quantum-well lasers, as compared with that of the unstrained quantum well, is shown to result from the enhanced momentum matrix. The differential gain and the linewidth enhancement factor are calculated. The theoretical results show a smaller linewidth enhancement factor for compressively and tensile strained quantum wells than that of the unstrained structure, as has been experimentally observed. The temperature behavior of both the radiative component and the Anger component of the threshold current density is shown. Due to a decrease of gain and differential gain with increasing temperature, the threshold carrier density in unstrained quantum wells is increased with a large increment of the Auger recombination current at high temperature. For strained quantum wells, this increment is moderate because of the smaller threshold carrier density. >

Modeling of strained quantum-well lasers with spin-orbit coupling

We present a theoretical study of the electronic and absorption properties of the intermediate band (IB) formed by a three dimensional structure of InAs/GaAs quantum dots (QDs) arranged in a periodic array. Analysis of the electronic and absorption structures suggests that the most promising design for an IB solar cell material, which will exhibit its own quasi-Fermi level, is to employ small QDs (~6–12 nm QD lateral size). The use of larger QDs leads to extension of the absorption spectra into a longer wavelength region but does not provide a separate IB in the forbidden energy gap.

Absorption characteristics of a quantum dot array induced intermediate band: Implications for solar cell design

The optical gain and the refractive index change of a uniaxially stressed GaAs-Al/sub 2/Ga/sub 1-x/As quantum-well laser is studied theoretically using the multiband effective mass theory (k-p method) and density matrix formalism with intraband relaxations. It is found that uniaxial strain of the quantum well substantially alters the subband structures and the optical gain of the quantum-well laser. In particular, the gain of the TM mode increases while the gain of the TE mode decreases with increasing stress. Thus, the threshold current either decreases or increases with the stress, depending on whether the laser is operating in a TM or TE mode. >
