Journal ArticleDOI
Continuous-Wave Operation of m-Plane InGaN Multiple Quantum Well Laser Diodes
TL;DR: In this article, a continuous-wave (CW) operation of nonpolar m-plane InGaN/GaN laser diodes with the lasing wavelengths approximately 400 nm was demonstrated.
Journal ArticleDOI
Vertical GaN-Based Trench Gate Metal Oxide Semiconductor Field-Effect Transistors on GaN Bulk Substrates
TL;DR: In this paper, complete vertical trench gate metal oxide semiconductor field effect transistors (MOSFETs) have been produced using gallium nitride (GaN) for the first time.

Semiconductor laser diode
Hiroaki Ohta,Kuniyoshi Okamoto +1 more
TL;DR: In this article, a Group III nitride semiconductor laser diode with a major crystal growth plane defined by a nonpolar or semi-polar plane was proposed. But the structure was not designed for laser dioders.
Journal ArticleDOI
Pure Blue Laser Diodes Based on Nonpolar m-Plane Gallium Nitride with InGaN Waveguiding Layers
TL;DR: In this article, a blue laser diodes based on m-plane gallium nitride (GaN) was demonstrated by using mplane GaN substrates and the lasing wavelength and the threshold current under pulsed operation were 4518 nm and 134 mA (223 kA/cm2), respectively.
Journal ArticleDOI
Wave dispersion relations in Yukawa fluids.
Hiroaki Ohta,Satoshi Hamaguchi +1 more
TL;DR: These simulations have clearly shown that the transverse wave dispersion has a cutoff at a long wavelength even in the case of weak screening, and the validity of earlier theoretical predictions of the Yukawa dispersion relations is clarified.
