A methodology is introduced for predicting the effective thermal conductivity of arbitrary particulate composites with interfacial thermal resistance in terms of an effective medium approach combined with the essential concept of Kapitza thermal contact resistance. Results of the present model are compared to existing models and available experimental results. The proposed approach rediscovers the existing theoretical results for simple limiting cases. The comparisons between the predicted and experimental results of particulate diamond reinforced ZnS matrix and cordierite matrix composites and the particulate SiC reinforced Al matrix composite show good agreement. Numerical calculations of these different sets of composites show very interesting predictions concerning the effects of the particle shape and size and the interfacial thermal resistance.

Effective Thermal Conductivity of Composites with Interfacial Thermal Barrier Resistance

This paper presents a review of the principal developments in functionally graded materials (FGMs) with an emphasis on the recent work published since 2000. Diverse areas relevant to various aspects of theory and applications of FGM are reflected in this paper. They include homogenization of particulate FGM, heat transfer issues, stress, stability and dynamic analyses, testing, manufacturing and design, applications, and fracture. Modeling and Analysis of Functionally Graded Materials and Structures

With the continual increase in cooling demand for microprocessors, there has been an increased focus within the microelectronics industry on developing thermal solutions. Thermal interface materials (TIMs) play a key role in thermally connecting various components of the thermal solution. Review of the progress made in the area of TIMs in the past five years is presented. The focus is on the rheology-based modeling and design of polymeric TIMs due to their widespread use. Review of limited literature on the thermal performance of solders is also provided. Merits and demerits of using nanoparticles and nanotubes for TIM applications are also discussed. I conclude the paper with some directions for the future that I feel are relatively untouched and potentially very beneficial

Effective thermal conductivity of a misoriented short fiber composite

The temperature field and thermal conductivity of a coated‐fiber composite were studied analytically. The analytical model is based on the classical separation of variables and equivalent‐inclusion method. Closed‐form solutions are given for the thermal conductivity of a coated‐fiber composite. The present results on the temperature gradient in a thin coating were compared with those based on the thin‐coating model by Walpole, resulting in a complete agreement when the thickness of the coating approaches zero. Then, a parametric study was conducted to study the effect of coating properties and other parameters on the thermal conductivity of the composite. It was found in this parametric study that the use of highly conductive (or resistive) coating, even if its thickness is small, is quite effective in enhancing the overall thermal conductivity (or resistivity) of the composite.
