TL;DR: In this paper, a novel approach to produce p-type ZnSe epitaxial layers is reported which involves nitrogen atom beam doping during molecular beam epitaxy growth, which achieves acceptor concentrations as large as 3.4×1017 cm−3.

Strain-free, ultra-high purity ZnSe layers grown by molecular beam epitaxy

TL;DR: In this article, the homoepitaxial ZnSe material was shown to be of ultra-high purity as well as being strain-free relative to the GaAs layers which exhibit in-plane biaxial tension.
