Behavior of Ultrafine Metallic Particles on Silicon Wafer Surface

TL;DR: In this paper, the removal efficiency of the ultrafine particles using various cleaning solutions was investigated and it was shown that APM (NH 4 OH-H 2 O 2 -H 2O) cleaning can remove 150 nm Au particles, but cannot remove ultrafine Au particles with a diameter less than several tens of nanometers.
