Semiconductor superlattices: a model system for nonlinear transport

We observed frequency multiplication of 65-GHz radiation up to the fifth harmonic (325 GHz; wavelength 0.9 mm) in a superlattice with negative differential conductance at room temperature. The efficiency of multiplication depended strongly on both the strength of a static field and the strength of the 65-GHz field. An analysis of the results shows that the nonlinear current, responsible for the frequency multiplication, was governed by the Esaki-Tsu current-voltage characteristic that describes the transport of carriers in large-miniband superlattices.

Superlattice frequency multiplier for generation of submillimeter waves

We consider the possibility of observing continuous third-harmonic generation using a strongly driven, single-band one-dimensional metal. In the absence of scattering, the quantum efficiency of frequency tripling for such a system can be as high as 93%. Combining the Floquet quasi-energy spectrum with the Keldysh Green's function technique, we derive a semiclassical master equation for a one-dimensional band of strongly and rapidly driven electrons in the presence of weak scattering by phonons. The power absorbed from the driving field is continuously dissipated by phonon modes, leading to a quasi-equilibrium in the electron distribution. We use the Kronig-Penney model with varying effective mass to establish the growth parameters of an InAs/InP nanowire near optimal for third harmonic generation at terahertz frequency range.

Continuous third harmonic generation in a terahertz driven modulated nanowire

Electric transport in semiconductor superlattices is dominated by pronounced negative differential conductivity. In this report the standard transport theories for superlattices, i.e. miniband conduction, Wannier-Stark-hopping, and sequential tunneling, are reviewed in detail. Their relation to each other is clarified by a comparison with a quantum transport model based on nonequilibrium Green functions. It is demonstrated how the occurrence of negative differential conductivity causes inhomogeneous electric field distributions, yielding either a characteristic sawtooth shape of the current-voltage characteristic or self-sustained current oscillations. An additional ac-voltage in the THz range is included in the theory as well. The results display absolute negative conductance, photon-assisted tunneling, the possibility of gain, and a negative tunneling capacitance.

Semiconductor Superlattices: A model system for nonlinear transport

A GaAs/AlGaAs superlattice driven at 600 GHz exhibits strong, power dependent third harmonic generation. Conversion efficiency up to 0.1% was observed. The power dependence agrees semi-quantitatively with a simple model describing Bloch oscillations driven by a strong THz electric field.
