The electronic and optical properties and the recent progress in applications of 2D semiconductor transition metal dichalcogenides with emphasis on strong excitonic effects, and spin- and valley-dependent properties are reviewed. Recent advances in the development of atomically thin layers of van der Waals bonded solids have opened up new possibilities for the exploration of 2D physics as well as for materials for applications. Among them, semiconductor transition metal dichalcogenides, MX2 (M = Mo, W; X = S, Se), have bandgaps in the near-infrared to the visible region, in contrast to the zero bandgap of graphene. In the monolayer limit, these materials have been shown to possess direct bandgaps, a property well suited for photonics and optoelectronics applications. Here, we review the electronic and optical properties and the recent progress in applications of 2D semiconductor transition metal dichalcogenides with emphasis on strong excitonic effects, and spin- and valley-dependent properties.

Photonics and optoelectronics of 2D semiconductor transition metal dichalcogenides

Hybrid plasmonic waveguides are described that employ a high-gain semiconductor nanostructure functioning as a gain medium that is separated from a metal substrate surface by a nanoscale thickness thick low-index gap. The waveguides are capable of efficient generation of sub-wavelength high intensity light and have the potential for large modulation bandwidth >1 THz.

Plasmon lasers at deep subwavelength scale

Confinement of light to small volumes has important implications for optical emission properties: it changes the probability of spontaneous emission from atoms, allowing both enhancement and inhibition. In photonic-bandgap (PBG) materials1,2,3,4 (also known as photonic crystals), light can be confined within a volume of the order of (λ/2n)3, where λ is the emission wavelength and n the refractive index of the material, by scattering from a periodic array of scattering centres. Until recently5,6, the properties of two- and three-dimensional PBG structures have been measured only at microwave frequencies. Because the optical bandgap scales with the period of the scattering centres, feature sizes of around 100 nm are needed for manipulation of light at the infrared wavelength (1.54 µm) used for optical communications. Fabricating features this small requires the use of electron-beam or X-ray lithography. Here we report measurements of microcavity resonances in PBG structures integrated directly into a sub-micrometre-scale silicon waveguide. The microcavity has a resonance at a wavelength of 1.56 µm, a quality factor of 265 and a modal volume of 0.055 µm3. This level of integration might lead to new photonic chip architectures and devices, such as zero-threshold microlasers, filters and signal routers.

Photonic-bandgap microcavities in optical waveguides

Bose–Einstein condensation has been observed in several physical systems, but is not predicted to occur for blackbody radiation such as photons. However, it becomes theoretically possible in the presence of thermalization processes that conserve photon number. Martin Weitz and colleagues have now realized such conditions experimentally, observing Bose–Einstein condensation of photons in a dye-filled optical microcavity. The effect is of interest for fundamental studies and may lead to new coherent ultraviolet sources. Bose–Einstein condensation has been observed in several physical systems, but is not predicted to occur for blackbody radiation such as photons. However, it becomes theoretically possible in the presence of thermalization processes that conserve photon number. These authors experimentally realise such conditions, observing Bose–Einstein condensation of photons in a dye-filled optical microcavity. The effect is of interest for fundamental studies and may lead to new coherent ultraviolet sources. Bose–Einstein condensation (BEC)—the macroscopic ground-state accumulation of particles with integer spin (bosons) at low temperature and high density—has been observed in several physical systems1,2,3,4,5,6,7,8,9, including cold atomic gases and solid-state quasiparticles. However, the most omnipresent Bose gas, blackbody radiation (radiation in thermal equilibrium with the cavity walls) does not show this phase transition. In such systems photons have a vanishing chemical potential, meaning that their number is not conserved when the temperature of the photon gas is varied10; at low temperatures, photons disappear in the cavity walls instead of occupying the cavity ground state. Theoretical works have considered thermalization processes that conserve photon number (a prerequisite for BEC), involving Compton scattering with a gas of thermal electrons11 or photon–photon scattering in a nonlinear resonator configuration12,13. Number-conserving thermalization was experimentally observed14 for a two-dimensional photon gas in a dye-filled optical microcavity, which acts as a ‘white-wall’ box. Here we report the observation of a Bose–Einstein condensate of photons in this system. The cavity mirrors provide both a confining potential and a non-vanishing effective photon mass, making the system formally equivalent to a two-dimensional gas of trapped, massive bosons. The photons thermalize to the temperature of the dye solution (room temperature) by multiple scattering with the dye molecules. Upon increasing the photon density, we observe the following BEC signatures: the photon energies have a Bose–Einstein distribution with a massively populated ground-state mode on top of a broad thermal wing; the phase transition occurs at the expected photon density and exhibits the predicted dependence on cavity geometry; and the ground-state mode emerges even for a spatially displaced pump spot. The prospects of the observed effects include studies of extremely weakly interacting low-dimensional Bose gases9 and new coherent ultraviolet sources15.

Bose–Einstein condensation of photons in an optical microcavity

Optical microcavities are resonators that have at least one dimension on the order of a single optical wavelength. These structures enable one to control the optical emission properties of materials placed inside them. They can, for example, modify the spatial distribution of radiation power, change the spectral width of the emitted light, and enhance or suppress the spontaneous emission rate. In addition to being attractive for studying the fundamental physics of the interaction between materials and vacuum field fluctuations, optical microcavities hold technological promise for constructing novel kinds of light-emitting devices. One of their most dramatic potential features is thresholdless lasing. In this way and others, controlled spontaneous emission is expected to play a key role in a new generation of optical devices.

Physics and Device Applications of Optical Microcavities

We describe the light output properties of single mode lasers having cavity dimensions on the order of the emitted wavelength. A simple rate equation formula is derived for a four‐level laser assuming enhanced spontaneous emission into the cavity. These rate equation analyses show that increasing the coupling of spontaneous emission into the cavity mode causes the lasing properties to become quite different from those of usual lasers having cavity dimensions much larger than a wavelength. We find that the lasing threshold disappears, the light emission efficiency increases, relaxation oscillations do not occur, and the dynamic response speed is improved. It is shown that the spontaneous emission rate alteration caused by the cavity plays an essentially important role for these characteristics.
