It is a well-known phenomenon that test power consumption may exceed that of functional operation. ICs have been observed to fail at specified minimum operating voltages during structured at-speed testing while passing all other forms of test. Methods exist to reduce power without dramatically increasing pattern volume for a given coverage. We present case study information on ATPG- and DFT-based solutions for test power reduction.

Minimizing power consumption in scan testing: pattern generation and DFT techniques

System-on-Chip Test Architectures: Nanometer Design for Testability

Die stacking is a promising new technology that enables integration of devices in the third dimension. Recent research thrusts in 3D-integrated microprocessor design have demonstrated significant improvements in both power consumption and performance. However, this technology is currently being held back due to the lack of test technology. Because processor functionality is partitioned across different silicon die layers, only partial circuitry exists on each layer pre-bond. In current 3D manufacturing, layers in the die stack are simply bonded together to form the complete processor; no testing is performed at the pre-bond stage. Such a strategy leads to an exponential decay in the yield of the final product and places an economic limit on the number of die that can be stacked. To overcome this limit, pre-bond test is a necessity. In this paper, we present a technique to enable pre-bond test in each layer. Further, we address several issues with integrating this new test hardware into the final design. Finally, we use a sample 3D floorplan based on the Alpha 21264 to show that our technique can be implemented at a minimal cost (0.2% area overhead). Our design for pre-bond testability enables the structural test necessary to continue 3D integration for microprocessors beyond a few layers.

A scanisland based design enabling prebond testability in die-stacked microprocessors

This paper presents a new and comprehensive low-power test scheme compatible with a test compression environment. The key contribution of this paper is a flexible test-application framework that achieves significant reductions in switching activity during all phases of scan test: loading, capture, and unloading. In particular, we introduce a new on-chip continuous-flow decompressor. Its synergistic use with a power-aware scan controller allows a significant reduction of toggling rates when feeding scan chains with decompressed test patterns. While the proposed solution requires minimal modifications of the existing design for test logic, experiments indicate that its use results in a low switching activity which reduces power consumption to or below a level of a functional mode. It resolves problems related to power dissipation, voltage drop, and increased temperature. Our approach integrates seamlessly with test logic synthesis flow, and it does not compromise compression ratios. It fits well into various design paradigms, including modular design flow where blocks come with individual decompressors and compactors.

Low Power Scan Shift and Capture in the EDT Environment

Scan-based architectures, though widely used in modern designs, are expensive in power consumption. In this paper, we present a new technique that allows to design power-optimized scan chains under a given routing constraint. The proposed technique is a three-phase process based on clustering and reordering of scan cells in the design. It allows to reduce average power consumption during scan testing. Owing to this technique, short scan connections in scan chains are guaranteed and congestion problems in the design are avoided.
