The present invention provides a process for the
production of a semiconductor device comprising a semiconductor
element provided on a printed circuit board with a plurality of
connecting electrode portions provided interposed therebetween,
the gap between said printed circuit board and said
semiconductor element being sealed with an underfill resin
layer. In accordance with the present invention, (1) the
underfill resin layer is formed by melting a lamellar solid
resin provided interposed between said printed circuit board
and said semiconductor element, and (2) the lamellar solid
resin provided interposed between said printed circuit board
and said semiconductor element is heated for a predetermined
period of time until the temperature of the solid resin layer
reaches a predetermined range where the two components are
connected to each other under pressure under the following
conditions (X) and (Y):
 (X) Supposing that the initial residual heat of reaction of
the solid resin before heating is 100% as determined by a
differential scanning calorimeter (DSC), the residual heat of
reaction thereof is not more than 70% of the initial residual
heat of reaction; and (Y) The temperature of the semiconductor element is
predetermined higher than that of the printed circuit board,
and the difference in temperature between them is not less than
50°C. In this manner, a production process which facilitates the
resin sealing of the gap between the semiconductor element and
the board and thus can inhibit warpage of the entire
semiconductor device and a semiconductor device having an
excellent reliability can be provided. In the present
invention, the use of a sheet-like underfill material which
gives an underfill resin layer having an elastic modulus in
tension at 25°C of from 300 to 15,000 MPa when hardened can
provide a semiconductor device which exerts an excellent effect
of relaxing the stress on the semiconductor element, printed
circuit board and connecting electrode portions and thus
exhibits a high reliability.

Manufacture of semiconductor device

The output of the first CMOS inverter, connected as an oscillator, is applied to the inputs of second and third CMOS inverters that have logic threshold voltages higher and lower than the logic threshold voltage of the first inverter. The outputs of the second and third CMOS inverters are connected to an output circuit via a logic output circuit. The output of the logic output circuit is shorted by an output control circuit, under the control of the outputs of the second and third CMOS inverters, when the output of the oscillator is between the logic threshold voltages of the second and third inverters.

PROBLEM TO BE SOLVED: To provide a semiconductor device capable of preventing voltage between the collector and emitter of a self-arc-extinguishing semiconductor element from exceeding the maximum rated value of the element, and preventing the increment of an energy loss due to the extension of turn-off time. SOLUTION: An overvoltage prevention circuit 100 is constituted of a Zener diode 20 connecting its cathode to the collector of an IGBT 3 and a resistor 21, and a capacitor 22 connected in parallel between the anode of the Zener diode 20 and the base of an input transistor (TR) 19 connected to the control signal input stage of a gate driving circuit 18 and capable of amplifying a clamp signal. The collector of an input TR 19 is connected to the base of a TR 181 in the circuit 18, and the emitter of the TR 19 is connected to the emitter of the IGBT 3.

Semiconductor device and module thereof

PURPOSE: To provide an obliquely moving lift capable of allowing a wheel chair or the like to easily go up and down over stairs with a few steps by slidably accommodating a sub-platform beneath a platform of a vertical lift of a conventional type and causing the sub-platform to be horizontally moved along with an upward movement of the vertical lift. CONSTITUTION: A plate-shaped sub-platform 10 is provided beneath a platform 9 so as to horizontally slide in accordance with upward and downward movements of a vertical lift section. Horizontal transition at an upper end of sub-crossing supports 6, 7 is converted into a horizontal movement of the sub-platform 10 by amplifying its distance with an inverted gear 12, a lack 13, and a passive lack 14. The sub-platform 10 is configured so as to be suspended between an upper face of the stairs and the vertical lift section as a both-end supported beam when the upward movement of the vertical lift is completed. Thus, a helper's labor is reduced when a wheel chair is to go up and down along the stairs. In addition, a tilting moment to be acted upon the vertical lift can be eliminated, and thus the lift can be used for raising and lowering general goods along stairs.

SOLUTION: The emergency power supply device of the elevator comprises an emergency battery 1 to release a brake of a hoisting machine 3 in an emergency, a plurality of loads 13 and 15 provided in an elevator which are respectively connected to the emergency battery, a plurality of timers 19a and 19b which are time-limit operated after the power failure is detected, and a plurality of switching circuits 11a and 11b to turn ON/OFF the power supply to each load from the emergency battery by the output of each timer. Emergency power supply unit of elevator

PURPOSE:To prevent deterioration of an element by fixing output signals from the output circuit of a CPU core and gate circuit to specific potential. CONSTITUTION:When a debugging signal 101 is made effective without connecting a debugger erroneously, output signals 108' which become higher in impedance at the time of debugging mode (when a CPU core 2 is set to a holding state) from an output circuit and output signals (output signal 108) which are made higher in impedance by means of the 2nd gate circuit 4 of the output signals of the CPU core 2 are fixed to high levels by means of a pull-up resistance circuit 7 since they have not become higher in impedance. Therefore, no through current is made flow to a peripheral circuit and random logic circuit constituted of the CMOS element of a CPU core system LSI 1. Thus the deterioration of the element can be prevented.

PURPOSE:To prevent the generation of a malfunction without requiring a change of a gate length and a gate width of a transistor, by providing two pieces of composite logic circuits. CONSTITUTION:The first composite logic circuit 23 in which the first plural OR input terminals are connected to a reset signal input terminal IN3, and the second composite logic circuit 24 in which an output terminal is connected to the second data output terminal OUT2 are provided. When a reset signal 03 is a low level, it is reset, but the reset signal 03 is supplied to all input terminals of a multi-input OR circuit of the composite logic circuits 23, 24. By replacing an input terminal to which a reset signal of a two-input NAND circuit for receiving said reset signal has been inputted, with the multi-input OR circuit, and also supplying the reset signal to all input terminals of the multi-input OR circuit, a logical threshold voltage in the reset signal input terminal can be dropped without changing a gate length and a gate width of a transistor.

Flip-flop circuit

PURPOSE:To ease counting management of erase-write number of times and to improve system reliability by counting the number of times of erase-write and by providing a storage means. CONSTITUTION:In case of data reloading an erase instruction signal 13 is instructed and the data, located in a memory cell 1, are erased by an erase signal 21 and the data, located in an erase-write number of times storage cell 4, are set in an erase-write number of times counter 3. Furthermore, in the case of data write, the data on a data bus 16 are written by a write instruction signal in the address designated by an address 11 and the counter 3 is counted up. After the completion, the number of times is stored in the storage cell 4. And this counting data are outputted to the data bus by a erase-write number of times read out signal 15. Thus, the erase-write number of times counting management becomes easy and the discrepancy between the actual number of times by the malfunction of a main control section and the number of times stored in the specific address is prevented.

PURPOSE:To obtain a temperature detecting circuit which is easy to regulate at the time of low temperature and high temperature and which can be corrected nonlinearly for a temperature change. CONSTITUTION:A circuit which amplifies a temperature change in a forward voltage of a P-N junction is combined with transistors 2 and 3 put in continuity at the time of high temperature and low temperature respectively and with a transistor 4 put in continuity ordinarily and variable resistors 7, 8 and 9 for current regulation are provided for the respective emitters thereof. Thereby the sensitivity at the time of high temperature, the sensitivity at the time of low temperature and offset at normal temperatures can be regulated discretely.
