Transparent electronics is today one of the most advanced topics for a wide range of device applications. The key components are wide bandgap semiconductors, where oxides of different origins play an important role, not only as passive component but also as active component, similar to what is observed in conventional semiconductors like silicon. Transparent electronics has gained special attention during the last few years and is today established as one of the most promising technologies for leading the next generation of flat panel display due to its excellent electronic performance. In this paper the recent progress in n- and p-type oxide based thin-film transistors (TFT) is reviewed, with special emphasis on solution-processed and p-type, and the major milestones already achieved with this emerging and very promising technology are summarizeed. After a short introduction where the main advantages of these semiconductors are presented, as well as the industry expectations, the beautiful history of TFTs is revisited, including the main landmarks in the last 80 years, finishing by referring to some papers that have played an important role in shaping transparent electronics. Then, an overview is presented of state of the art n-type TFTs processed by physical vapour deposition methods, and finally one of the most exciting, promising, and low cost but powerful technologies is discussed: solution-processed oxide TFTs. Moreover, a more detailed focus analysis will be given concerning p-type oxide TFTs, mainly centred on two of the most promising semiconductor candidates: copper oxide and tin oxide. The most recent data related to the production of complementary metal oxide semiconductor (CMOS) devices based on n- and p-type oxide TFT is also be presented. The last topic of this review is devoted to some emerging applications, finalizing with the main conclusions. Related work that originated at CENIMAT|I3N during the last six years is included in more detail, which has led to the fabrication of high performance n- and p-type oxide transistors as well as the fabrication of CMOS devices with and on paper.

Oxide Semiconductor Thin‐Film Transistors: A Review of Recent Advances

The basic physics underlying the operation and key performance issues of amorphous-silicon thin-film transistors (TFTs) are discussed. The static transistor characteristics are determined by the localized electronic states that occur in the bandgap of the amorphous silicon. The deep states, mostly consisting of Si dangling bonds, determine the threshold voltage, and the conduction band-tail states determine the field-effect mobility. The finite capture and emission times of the deep localized states lead to a dynamic transistor characteristic that can be described by a time-dependent threshold voltage. The transistors also show longer time threshold voltage shifts due to two other distinct mechanisms: charge trapping in the silicon nitride gate insulator and metastable dangling bond state creation in the amorphous silicon. These two mechanisms show characteristically different bias, temperature, and time dependencies of the threshold voltage shift. Illumination of a TFT causes the generation of electron-hole pairs in the space-charge region leading to a steady-state equal flux of electrons and holes and a reduction in the band-bending. In most applications, the photosensitivity should be minimized. The uniformity of large arrays of transistors for display applications is excellent, with variations in the threshold voltage of 0.5-1.0 V. >

The physics of amorphous-silicon thin-film transistors

Flexible-electronics is rapidly finding many main-stream applications where low-cost, ruggedness, light weight, unconventional form factors and ease of manufacturability are just some of the important advantages over their conventional rigid-substrate counterparts. Flexible Electronics: Materials and Applications surveys the materials systems and processes that are used to fabricate devices that can be employed in a wide variety of applications, including flexible flat-panel displays, medical image sensors, photovoltaics, and electronic paper. We have measured the time and temperature dependence of the two prominent instability mechanisms in amorphous silicon thin‐film transistors, namely, the creation of metastable states in the a‐Si:H and the charge trapping in the silicon nitride gate insulator. The state creation process shows a power law time dependence and is thermally activated. The charge trapping process shows a logarithmic time dependence and has a very small temperature dependence. The results for the state creation process are consistent with a model of Si dangling bond formation in the bulk a‐Si:H due to weak SiSi bond breaking stabilized by diffusive hydrogen motion. The logarithmic time dependence and weak temperature dependence for the charge trapping in the nitride suggest that the charge injection from the a‐Si:H to the nitride is the rate limiting step and not subsequent conduction in the nitride.

Time and temperature dependence of instability mechanisms in amorphous silicon thin-film transistors

This paper presents design considerations along with measurement results pertinent to hydrogenated amorphous silicon (a-Si:H) thin film transistor (TFT) drive circuits for active matrix organic light emitting diode (AMOLED) displays. We describe both pixel architectures and TFT circuit topologies that are amenable for vertically integrated, high aperture ratio pixels. Here, the OLED layer is integrated directly above the TFT circuit layer, to provide an active pixel area that is at least 90% of the total pixel area with an aperture ratio that remains virtually independent of scaling. Both voltage-programmed and current-programmed drive circuits are considered. The latter provides compensation for shifts in device characteristics due to metastable shifts in the threshold voltage of the TFT. Various drive circuits on glass and plastic were fabricated and tested. Integration of on-panel gate drivers is also discussed where we present the architecture of an a-Si:H based gate de-multiplexer that is threshold voltage shift invariant. In addition, a programmable current mirror with good linearity and stability is presented. Programmable current sources are an essential requirement in the design of source driver output stages.

Amorphous silicon thin film transistor circuit integration for organic LED displays on glass and plastic

We have measured the bias dependence of the threshold voltage shift in a series of amorphous silicon‐silicon nitride thin‐film transistors, where the composition of the nitride is varied. There are two distinct instability mechanisms: a slow increase in the density of metastable fast states and charge trapping in slow states. State creation dominates at low fields and charge trapping dominates at higher fields. The state creation is found to be independent of the nitride composition, whereas the charge trapping depends strongly on the nitride composition. This is taken as good evidence that state creation takes place in the hydrogenated amorphous silicon (a‐Si:H) layer, whereas the charge trapping takes place in the a‐SiN:H. The metastable states are suggested to be Si dangling bonds in the a‐Si:H, and the state creation process similar to the Staebler–Wronski effect.
