TL;DR: In this paper, a thermal equivalent circuit with resistors and voltage-controlled voltage sources is proposed to represent the thermal coupling between active devices in a circuit simulation environment, which allows exact representation of substrate thermal coupling at any number of evaluation points.

Predictive modelling of lateral scaling in bipolar transistors

A VCVS-based equivalent circuit model for static substrate thermal coupling
TL;DR: In this article, an R/sub TH/VCVS equivalent circuit approach is presented which allows thermal coupling to be accurately represented in circuit simulation, and the method is applied to a multi-segment GaAs HBT device.
