MOSFETs in the sub-0.1- mu m regime were investigated using a nonplanar device simulator CADDETH-NP. It was found that even in this regime, the short-channel effect can be suppressed in grooved gate MOSFETs because of the concave corner of the gate insulator. MOSFETs with a gate length of 0.05 mu m or less with no threshold voltage lowering can be made by optimizing the concave corner radius, junction depths, and channel doping. >

Simulation of sub-0.1- mu m MOSFETs with completely suppressed short-channel effect

Grooved-gate Si MOSFET's with tungsten gates are fabricated using conventional manufacturing technologies, and their short-channel-effect-free characteristics are verified down to a source and drain separation of around 0.1 /spl mu/m. Phase shift lithography followed by a side-wall oxide film formation technique achieves a spacing of less than 0.2 /spl mu/m between adjacent elevated polysilicons, subsequently resulting in a sub-0.1-/spl mu/m source and drain separation in the substrate. Short-channel effects, such as threshold voltage roll-off and punchthrough, are found to be completely suppressed. From device simulations, the potential barrier formed at each grooved-gate corner is considered to be responsible for the suppression of the short-channel effects. >

Short-channel-effect-suppressed sub-0.1-/spl mu/m grooved-gate MOSFET's with W gate

This paper discusses a hot-carrier-reliability assessment, using ATLAS device simulation software, of a gate electrode workfunction engineered recessed channel (GEWE-RC) MOSFET involving an RC and GEWE design integrated onto a conventional MOSFET. Furthermore, the impact of gate stack architecture and structural design parameters, such as gate length, negative junction depth, substrate doping (NA), gate metal workfunction, substrate bias, drain bias, and gate oxide permittivity on the device behavior of GEWE-RC MOSFET, is studied in terms of its hot-carrier behavior in Part I. Part II focuses on the analog performance and large signal performance metrics evaluation in terms of linearity metrics, intermodulation distortion, device efficiency and speed-to-power dissipation design parameters, and the impact of gate stack architecture and structural design parameters on the device reliability. TCAD simulations in Part I reveal the reduction in hot-carrier-reliability metrics such as conduction band offset, electron velocity, electron temperature, hot-electron-injected gate current, and impact-ionization substrate current. This paper thus optimizes and predicts the feasibility of a novel design, i.e., GEWE-RC MOSFET for high-performance applications where device and hot-carrier reliability is a major concern.

TCAD Assessment of Gate Electrode Workfunction Engineered Recessed Channel (GEWE-RC) MOSFET and Its Multilayered Gate Architecture—Part I: Hot-Carrier-Reliability Evaluation

A PRIMOS (Planar Recessed Isolated MOS) transistor and a method for fabricating same is described wherein the source and drain in a semiconductor body are separated by a recess. A gate oxide is disposed on the body in the recess, with conductive gate material thereon. Oxide regions are positioned on each side of the gate, such oxide regions being substantially thicker in cross-section than the gate oxide. The method described teaches fabrication of this device.

Method of manufacture a primos device

Grooved gate MOSFETs in the sub-0.1-/spl mu/m regime have been studied by both experiments and simulations. Phase-shifted lithography was used to realize sub-0.1-/spl mu/m gate length. The fabricated device shows no threshold voltage roll-off into sub-0.1-/spl mu/m regime. The effects of the grooved gate structures are investigated using a nonplanar device simulator, and the optimization of the groove corner shape is found to be important to obtain high device performance. >

A sub-0.1-/spl mu/m grooved gate MOSFET with high immunity to short-channel effects

The electrical characteristics of the concave MOSFET are analyzed by the two-dimensional numerical method and the theoretical result is in reasonable agreement with the experimental result. Even if the channel length of the concave MOSFET is short, the obtained current-voltage characteristics of the concave MOSFET are quite similar to those of the long-channel normal MOSFET and can be approximated by the normal MOSFET formula. In short-channel concave MOSFET's, the threshold voltage lowering due to the short-channel effect is not observed. It is observed that the threshold voltage of the concave MOSFET depends strongly on the substrate bias voltage as compared with the long-channel normal MOSFET. These observed results are followed by the two-dimensional numerical analysis. The increase of the punch-through breakdown voltage as well as that of the surface induced avalanche breakdown voltage of the concave MOSFET is predicted theoretically. The equivalent circuit model of the concave MOSFET is shown and discussed.
