A New Method for Growing GaAs Epilayers by Low Pressure Organometallics
Journal ArticleDOI
Low-pressure chemical vapor deposition
Stephen D. Hersee,J.P. Duchemin +1 more
TL;DR: In this paper, the authors present a model of growth and of impurity incorporation that was initially developed for silicon growth but has since been applied, with some success, to the growth of compound semiconductors by OM-VPE.
Journal ArticleDOI
Some characteristics of the GaAs/GaAlAs graded‐index separate‐confinement heterostructure quantum well laser structure
TL;DR: In this paper, the characteristics of graded-index separate-confinement heterostructure (GRIN-SCH) quantum well laser structures for a wide range of quantum well thickness and graded layer composition were described.
Journal ArticleDOI
A new method for the growth of GaAs epilayer at low H2 pressure
TL;DR: In this article, a method of growing thin GaAs epitaxial layers has been perfected by working under low hydrogen pressure, and good quality microwave components have been realized with the layers obtained by this technique.
Journal ArticleDOI
GaInAs and GaInAsP materials grown by low pressure MOCVD for microwave and optoelectronic applications
TL;DR: In this paper, the compositional grading on both sides of the active layer was measured by scanning Auger spectroscopy on bevelled samples, and it was found that the graded regions were typically less than 100 A wide for GaInAsP active layers and less than 50 A Wide for GaAs active layers.
