While Moore's law continues to provide additional transistors, power budgets have begun to prohibit those devices from actually being used. To reduce energy consumption, voltage scaling techniques have proved a popular technique with subthreshold design representing the endpoint of voltage scaling. Although it is extremely energy efficient, subthreshold design has been relegated to niche markets due to its major performance penalties. This paper defines and explores near-threshold computing (NTC), a design space where the supply voltage is approximately equal to the threshold voltage of the transistors. This region retains much of the energy savings of subthreshold operation with more favorable performance and variability characteristics. This makes it applicable to a broad range of power-constrained computing segments from sensors to high performance servers. This paper explores the barriers to the widespread adoption of NTC and describes current work aimed at overcoming these obstacles.

Near-Threshold Computing: Reclaiming Moore's Law Through Energy Efficient Integrated Circuits Future computer systems promise to achieve an energy reduction of 100 or more times with memory design, device structure, device fabrication techniques, and clocking, all optimized for low-voltage operation.

Aggressive supply voltage scaling to below the device threshold voltage provides significant energy and leakage power reduction in logic and SRAM circuits. Consequently, it is a compelling strategy for energy-constrained systems with relaxed performance requirements. However, effects of process variation become more prominent at low voltages, particularly in deeply scaled technologies. This paper presents a 65 nm system-on-a-chip which demonstrates techniques to mitigate variation, enabling sub-threshold operation down to 300 mV. A 16-bit microcontroller core is designed with a custom sub-threshold cell library and timing methodology to address output voltage failures and propagation delays in logic gates. A 128 kb SRAM employs an 8 T bit-cell to ensure read stability, and peripheral assist circuitry to allow sub-Vt reading and writing. The logic and SRAM function in the range of 300 mV to 600 mV, consume 27.2 pJ/cycle at the optimal V DD of 500 mV, and 1 muW standby power at 300 mV. To supply variable voltages at these low power levels, a switched capacitor DC-DC converter is integrated on-chip and achieves above 75% efficiency while delivering between 10 muW to 250 muW of load power.

A 65 nm Sub- $V_{t}$ Microcontroller With Integrated SRAM and Switched Capacitor DC-DC Converter

Digital LDO is proposed to provide the low noise and tunable power supply voltage to the 0.5-V near-threshold logic circuits. Because the conventional LDO feedback-controlled by the operational amplifier fail to operate at 0.5V, the digital LDO eliminates all analog circuits and is controlled by digital circuits, which enables the 0.5-V operation. The developed digital LDO in 65nm CMOS achieved the 0.5-V input voltage and 0.45-V output voltage with 98.7% current efficiency and 2.7-µA quiescent current at 200-µA load current. Both the input voltage and the quiescent current are the lowest values in the published LDO's, which indicates the good energy efficiency of the digital LDO at 0.5-V operation.

In this brief, we propose a novel level shifter circuit that is capable of converting subthreshold to above-threshold signal levels. In contrast to other existing implementations, it does not require a static current flow and can therefore offer considerable static power savings. The circuit has been optimized and simulated in a 90-nm process technology. It operates correctly across process corners for supply voltages from 100 mV to 1 V on the low-voltage side. At the target design voltage of 200 mV, the level shifter has a propagation delay of 18.4 ns and a static power dissipation of 6.6 nW. For a 1-MHz input signal, the total energy per transition is 93.9 fJ. Simulation results are compared to an existing subthreshold to above-threshold level shifter implementation from the paper of Chen et al.

A Subthreshold to Above-Threshold Level Shifter Comprising a Wilson Current Mirror

A robust, energy efficient subthreshold (sub-Vth) processor has been designed and tested in a 0.13 mum technology. The processor consumes 11 nW at Vdd = 160 mV and 3.5 pJ/inst at Vdd = 350 mV. Variability and performance optimization techniques are investigated for sub-Vth circuits.
