Structure and method of forming pillar bumps with controllable shape and size

TL;DR: In this article, a technique that uses polishing and planarization technique to let all pillar bumps have dimension and shape matching the design is described, and the method of formation and structure of pillar bump with shape and dimension controllable.
Journal ArticleDOI

CMOS-MEMS piezoresistive force sensor with scanning signal process circuit for vertical probe card

TL;DR: In this paper, a CMOS-MEMS force sensing device capable of simultaneously monitoring the probe reacting force and electrical test signals is designed for probe cards, which can assist operators immediately to identify a broken, deformed, or worn-out probe and recognize that the measured electrical signals are erroneous.
Proceedings ArticleDOI

A novel high coplanarity lead free copper pillar bump fabrication process

TL;DR: In this paper, a plating-friendly polishing mechanism for fabrication of high coplanarity and high density lead-free copper pillar bumps for advanced packaging applications was reported, and the final experimental results showed that the UIW (Uniformity in Wafer) could be sharply decreased from 6.37% after plating to 1.7% after polishing and even to 1% after reflow throughout the entire 4 inch wafer.
Journal ArticleDOI

An integrated electroless nickel plating process for fabrication of CMOS-MEMS probe chip

TL;DR: In this paper, a CMOS-MEMS probe chip was designed and fabricated using the [email protected] CMOS process of the Taiwan Semiconductor Manufacturing Company (TSMC), which involves steps such as lithography, electroless nickel (EN) plating, grinding and dry etching.
Journal ArticleDOI

3D-flower-like porous neodymium molybdate nanostructure for trace level detection of organophosphorus pesticide in food samples.

TL;DR: In this article , a 3D flower-like neodymium molybdate nanosheets (pf-NdM NSs) were used for methyl parathion (MP, organophosphate pesticide) detection.
