It is shown that the ordinary semiclassical theory of the absorption of light by exciton states is not completely satisfactory (in contrast to the case of absorption due to interband transitions). A more complete theory is developed. It is shown that excitons are approximate bosons, and, in interaction with the electromagnetic field, the exciton field plays the role of the classical polarization field. The eigenstates of the system of crystal and radiation field are mixtures of photons and excitons. The ordinary one-quantum optical lifetime of an excitation is infinite. Absorption occurs only when "three-body" processes are introduced. The theory includes "local field" effects, leading to the Lorentz local field correction when it is applicable. A Smakula equation for the oscillator strength in terms of the integrated absorption constant is derived.

Progress and prospects of group-III nitride semiconductors

We have measured polarized Raman spectra in a 2.0 mu m GaN epitaxial layer of high quality, grown on a sapphire substrate. All symmetry-allowed optical phonons in GaN have been assigned as follows: A1(LO), 735 cm-1; A1(TO), 533 cm-1; E1(LO), 743 cm-1; E1(TO), 561 cm-1; E2, 144 and 569 cm-1. Using the Lyddane-Sachs-Teller relation, the static dielectric constants of GaN for the ordinary and extraordinary directions have been estimated as epsilon perpendicular to 0=9.28 and E/sub //0/=10.1. We have also observed quasi-LO phonons in GaN. A brief discussion on these will be given.

Polarized Raman spectra in GaN

High carrier concentrations and the fluctuations in random potential resulting from ionized impurities alter the density of states and electron wavefunctions in heavily doped semiconductors. The theoretical and experimental work on these effects is reviewed, special attention being paid to the consequences for the optical and transport properties. Semiconductor devices are often heavily doped and the influence of heavy doping is illustrated in the injection laser and bipolar transistor, which also serve as investigative tools.

Heavily doped semiconductors and devices.

It has become well established during the last few years that intense photoexcitation of a semiconductor leads to the heating of the carriers and the generation of nonequilibrium phonons. These phenomena which result from the relaxation of photoexcited carriers to the band extrema by interaction with other carriers and by emission of phonons, are reviewed in this paper. At relatively low intensities ( 5 W/cm 2 for GaAs) the photoexcited carrier distribution is Maxwellian with a carrier temperature T e different from the lattice temperature. T e as high as 150K and effective phonon temperatures as high as 3700K have been observed in GaAs. The observed variation of T e with excitation intensity leads to the conclusion that in semiconductors like GaAs the polar optical mode scattering is the dominant energy loss mechanism from the electron gas to the lattice. Similar results are obtained in CdSe and CdS. At higher intensities (>10 5 W/cm 2 for GaAs), the carrier dist0ribution becomes non-Maxwellian for reasons not well understood at present. We will also discuss some recent measurements of variation of T e with excitation wavelength and of the transmission spectra of photoexcited GaAs.
