Excited states of shallow acceptors confined in GaAs/AlxGa1-xAs quantum wells.
Per-Olof Holtz,Qing Xiang Zhao,A. C. Ferreira,Bo Monemar,Mani Sundaram,James L. Merz,Arthur C. Gossard +6 more
TL;DR: An optical study of the excited states of shallow acceptors confined in narrow GaAs/Al x Ga 1-x As quantum wells (QW's) is presented and several heavy-hole-like excited nS (Γ 6 ) acceptor states dominate the satellite spectrum, but also the light-hole (lh)-like excited 2S ( Γ 7 ) acceptance state has been observed in these SPL spectra.
Journal ArticleDOI
Effect of hydrogen passivation on Be‐doped AlGaAs/GaAs quantum wells
Irina Buyanova,A. C. Ferreira,Per-Olof Holtz,Bo Monemar,K. L. Campman,James L. Merz,Arthur C. Gossard +6 more
TL;DR: In this article, the interaction of hydrogen with both Be dopants and QW interfaces is analyzed, and it is shown that a prolonged hydrogenation strongly degrades the interface sharpness, presumably due to hydrogenenhanced intermixing.
