We analyze theoretically the optical properties of ideal semiconductor crystallites so small that they show quantum confinement in all three dimensions [quantum dots (QD's)]. In the limit of a QD much smaller than the bulk exciton size, the linear spectrum will be a series of lines, and we consider the phonon broadening of these lines. The lowest interband transition will saturate like a two-level system, without exchange and Coulomb screening. Depending on the broadening, the absorption and the changes in absorption and refractive index resulting from saturation can become very large, and the local-field effects can become so strong as to give optical bistability without external feedback. The small QD limit is more readily achieved with narrow-band-gap semiconductors.

Theory of the linear and nonlinear optical properties of semiconductor microcrystallites

Achieving light amplification and lasing in silicon is one of most challenging goals in silicon-based optoelectronics. As a nonlinear optical effect, stimulated Raman scattering (SRS) provides a means to generate optical gain in silicon. Recent results of a nonlinear optics approach to optical amplification and lasing in silicon at the Photonics Technology Laboratory of Intel Corporation are reviewed. This paper starts with the description of the underlying physics related to the Raman scattering in silicon and experimental results of SRS in silicon waveguides. Then, it is shown that nonlinear optical absorption associated with the two-photon absorption (TPA)-induced free carrier absorption (FCA) is a dominant loss mechanism limiting optical gain in a silicon waveguide in addition to the linear optical scattering loss due to the waveguide sidewall roughness. The design and fabrication of a low-loss silicon waveguide containing a p-i-n diode to reduce the nonlinear optical loss are described. It is demonstrated that the free carrier density inside the waveguide can be reduced significantly with a reverse bias of the p-i-n diode. As a result, net optical gain in a silicon waveguide is achieved. The design, fabrication, and characterization of a Raman silicon laser are also described. Both pulsed and continuous-wave (CW) lasing in silicon are achieved using SRS

Optical amplification and lasing by stimulated Raman scattering in silicon waveguides

A detailed analysis of the photoluminescence (PL) from Si nanocrystals (NCs) embedded in a silicon-rich ${\mathrm{SiO}}_{2}$ matrix is reported. The PL spectra consist of three Gaussian bands (peaks $A,B$, and $C$), originated from the quantum confinement effect of Si NCs, the interface state effect between a Si NC and a ${\mathrm{SiO}}_{2}$ matrix, and the localized state transitions of amorphous Si clusters, respectively. The size and the surface chemistry of Si NCs are two major factors affecting the transition of the dominant PL origin from the quantum confinement effect to the interface state recombination. The larger the size of Si NCs and the higher the interface state density (in particular, $\mathrm{Si}\mathrm{O}$ bonds), the more beneficial for the interface state recombination process to surpass the quantum confinement process, in good agreement with Qin's prediction in Qin and Li [Phys. Rev. B 68, 85309 (2003)]. The realistic model of Si NCs embedded in a ${\mathrm{SiO}}_{2}$ matrix provides a firm theoretical support to explain the transition trend.

Routes toward silicon-based lasers

In recent years Ion Beam Sputtering (IBS) has revealed itself as a powerful technique to induce surface nanopatterns with a large number of potential applications. These structures are produced in rather short processing times and over relatively large areas, for a wide range of materials, such as metals, insulators, and semiconductors. In particular, silicon has become a paradigmatic system due to its technological relevance, as well as to its mono-elemental nature, wide availability, and production with extreme flatness. Thus, this review focuses on the IBS nanopatterning of silicon surfaces from the experimental and the theoretical points of view. First, the main experimental results and applications are described under the light of the recently established evidence on the key role played by simultaneous impurity incorporation during irradiation, which has opened a new scenario for an improved understanding of the phenomenon. Second, the progress and state-of-art of the theoretical descriptions of the IBS nanopatterning process for this type of targets are discussed. We summarize the historical approach to IBS through simulation techniques, with an emphasis on recent information from Molecular Dynamics methods, and provide a brief overview of the earlier and most recent continuum models for pure and compound systems.

Silicon nanostructures for photonics

Net optical gain in silicon nanocrystals (Si-nc) has been measured by pump and probe transmission experiments. Si-nc active layers have been produced by plasma enhanced chemical vapor deposition on transparent quartz substrates. Continuous and pulsed pump and probe transmission measurements have shown clear evidences of net probe amplification with fast (nanosecond) response time. Transfer matrix and rate equations modeling of the nonlinear signal transmission allowed to extract the gain spectra for different pump intensities yielding good qualitative agreement with the experimental data. Gain cross sections per nanocrystals of the order of 3×10−16cm2 have been deduced. The physical origin of the optical amplification is interpreted within a four level recombination model describing the dynamics of strongly localized excitons at the Si‐nc∕SiO2 interface.
