Journal ArticleDOI

Γ-X intervalley tunneling in InAs/AlSb resonant tunneling diodes

TL;DR: In this paper, the authors present an experimental study of intravalley and intervalley transport in an InAs/AlSb/InAs/alSb+InAs+Al Sb/Al Sbsb/inAs/SBS/Alsb/INAs double barrier resonant tunneling diode at liquid helium temperatures.
Journal ArticleDOI

AlAs and InAs mode LO phonon emission assisted tunneling in (InGa)As/(AlIn)As double barrier structures

TL;DR: In this article, a magnetospectral analysis of the different scattering processes involved in the tunneling current of an MBE grown (InGa)As/(AlIn)As double barrier diode is presented.
Journal ArticleDOI

Interband tunneling through a heavy hole state

TL;DR: In this article, the effect of the variation of barrier and well widths on interband tunneling transport through a hole well in five GaSb/AlSb, Sb/GaSb and AlSb type II tunnel devices was systematically studied and the role of inplane momentum conservation in determining the resonance onset voltage was pointed out.
Journal ArticleDOI

Observation of resonant tunneling through localized continuum states in electron wave interference diodes

TL;DR: In this article, a 13 layer aperiodic semiconductor superlattice electron wave interference filter, designed with thin-film optical interference filter techniques by using the analogies between electromagnetic wave propagation in dielectrics and ballistic electron wave propagating in semiconductors, was realized in the GaAs/AlGaAs material system.
