Microstructure of GaN epitaxy on SiC using AlN buffer layers
TL;DR: In this paper, the structure of GaN epilayers on (0001) SiC substrates has been studied using x-ray diffraction and transmission microscopy, and the defect structure of the GaN film away from the substrate consists mostly of threading dislocations with a density of ∼109 cm−2.

PHASE SEPARATION IN InGaN/GaN MULTIPLE QUANTUM WELLS
TL;DR: In this article, the phase separation in In0.27Ga0.73N/GaN multiple quantum wells has been investigated using X-ray diffraction measurements, showing a shift in the diffraction peaks toward GaN consistent with the formation of an In-poor phase.
