Depth profiling of polycrystalline multilayers using a Buckminsterfullerene projectile

TL;DR: In this paper, a Ni:Cr multilayer structure using 15keV C60+ ion bombardment for depth profiling was obtained by monitoring the sputtered neutral flux of Ni and Cr atoms, which is of equivalent quality to those achieved using low-energy obliquely incident atomic beams with sample rotation.

TL;DR: In the depth profile, very little degradation was found for the molecular ion signal of the underneath layers compared with that of the top layer, indicating that the formation of chemical damage is removed as rapidly as it is formed.
