Journal ArticleDOI
Large, nitrogen-induced increase of the electron effective mass in InyGa1−yNxAs1−x
Czeslaw Skierbiszewski,P. Perlin,Przemyslaw Wisniewski,Wojciech Knap,Tadeusz Suski,Wladek Walukiewicz,W. Shan,Kin Man Yu,Joel W. Ager,E. E. Haller,J. F. Geisz,J. M. Olson +11 more
TL;DR: In this paper, the conduction band electron mass in a nitrogen-containing III-V alloy was found to be strongly dependent on the nitrogen content and the electron concentration with a value as large as 0.4m0 in In0.08Ga0.92As0.967N0.033 with 6×1019 cm−3 free electrons.
Journal ArticleDOI
Mechanism of yellow luminescence in GaN
Tadeusz Suski,Piotr Perlin,Henryk Teisseyre,Mike Leszczynski,Izabella Grzegory,Jan Jun,Michal Bockowski,S. Porowski,Theodore D. Moustakas +8 more
TL;DR: In this paper, the authors investigated the pressure behavior of yellow luminescence in bulk crystals and epitaxial layers of GaN and observed the saturation of the position of this luminance.
Journal ArticleDOI
Investigation of longitudinal‐optical phonon‐plasmon coupled modes in highly conducting bulk GaN
Piotr Perlin,Jean Camassel,Wojciech Knap,Thierry Taliercio,Jean-Claude Chervin,Tadeusz Suski,Izabella Grzegory,S. Porowski +7 more
TL;DR: In this article, a cross-correlated investigation of coupled LO phonon-plasmon modes in bulk GaN was performed by means of Raman scattering and infrared spectroscopy.
Journal ArticleDOI
Temperature dependence of the energy gap in GaN bulk single crystals and epitaxial layer
Henryk Teisseyre,Piotr Perlin,Tadeusz Suski,Izabella Grzegory,S. Porowski,Jan Jun,Adam Pietraszko,Theodore D. Moustakas +7 more
TL;DR: In this article, the authors performed optical absorption studies of GaN samples in the temperature range from 10 up to 600 K and attributed this effect to different free-electron concentrations characterizing the employed samples.
