Abstract: Wide-bandgap power semiconductor devices offer enormous energy efficiency gains in a wide range of potential applications. As silicon-based semiconductors are fast approaching their performance limits for high power requirements, wide-bandgap semiconductors such as gallium nitride (GaN) and silicon carbide (SiC) with their superior electrical properties are likely candidates to replace silicon in the near future. Along with higher blocking voltages wide-bandgap semiconductors offer breakthrough relative circuit performance enabling low losses, high switching frequencies, and high temperature operation. ARPA-E’s SWITCHES program, started in 2014, set out to catalyze the development of vertical GaN devices using innovations in materials and device architectures to achieve three key aggressive targets: 1200V breakdown voltage (BV), 100A single-die diode and transistor current, and a packaged device cost of no more than ȼ10/A. The program is drawing to a close by the end of 2017 and while no individual project has yet to achieve all the targets of the program, they have made tremendous advances and technical breakthroughs in vertical device architecture and materials development. GaN crystals have been grown by the ammonothermal technique and 2-inch GaN wafers have been fabricated from them. Near theoretical, high-voltage (1700-4000V) and high current (up to 400A pulsed) vertical GaN diodes have been demonstrated along with innovative vertical GaN transistor structures capable of high voltage (800-1500V) and low RON (0.36-2.6 mΩ-cm2). The challenge of selective area doping, needed in order to move to higher voltage transistor devices has been identified. Furthermore, a roadmap has been developed that will allow high voltage/current vertical GaN devices to reach ȼ5/A to ȼ7/A, realizing functional cost parity with high voltage silicon power transistors.

Abstract: Winds from the North-West quadrant and lack of precipitation are known to lead to an increase of PM10 concentrations over a residential neighborhood in the city of Taranto (Italy). In 2012 the local government prescribed a reduction of industrial emissions by 10% every time such meteorological conditions are forecasted 72 hours in advance. Wind forecasting is addressed using the Weather Research and Forecasting (WRF) atmospheric simulation system by the Regional Environmental Protection Agency. In the context of distributions-oriented forecast verification, we propose a comprehensive model-based inferential approach to investigate the ability of the WRF system to forecast the local wind speed and direction allowing different performances for unknown weather regimes. Ground-observed and WRF-forecasted wind speed and direction at a relevant location are jointly modeled as a 4-dimensional time series with an unknown finite number of states characterized by homogeneous distributional behavior. The proposed model relies on a mixture of joint projected and skew normal distributions with time-dependent states, where the temporal evolution of the state membership follows a first order Markov process. Parameter estimates, including the number of states, are obtained by a Bayesian MCMC-based method. Results provide useful insights on the performance of WRF forecasts in relation to different combinations of wind speed and direction.

Abstract: The thermal springs of Porretta are located on a seismically active area of the Northern Apennines. In 19th Century a chemist identified anomalous behaviour of the thermal waters in concomitance with local seismic events. Recent studies assessed the geochemical features of the circulating fluids (e.g., waters carry a dissolved CH4-dominated gas phase with a radiogenic signature of the helium isotopic ratio) and observed anomalous hydrologic and geochemi- cal signals possibly related to crustal strain phenomena due to local seismic events. Long-term geochemical moni- toring was carried out from 2001 to 2006 with the aim of detecting the behaviour of the circulating fluids possibly coinciding with seismic activity. The collected data reveal a sensitivity of the thermal waters to the activity of the main fault crossing the village of Porretta and identify a «seismogenic» structure crossing the village.

Abstract: Information on the response of temporary depressional wetland diatoms to human-induced disturbances is a limited and important component for the development of temporary wetland biological assessments in human-modified landscapes. Establishing a reference condition of variation due to natural disturbances in depressional wetlands using diatoms is necessary for further investigations of anthropogenic impacts. We examined the temporal and spatial responses of epiphytic diatom communities to natural environmental disturbances within three least disturbed wetlands in the Mpumalanga Province, South Africa. Alkalinity, Na+ and Cl−, water depth and total relative evapotranspiration (ETo) accounted for the highest proportion of temporal variation in composition of epiphytic diatoms, as revealed by canonical correspondence analysis (CCA). Alkalinity, Na+, and Cl− explained a much higher proportion of species variation, using partial CCA. A simple WA with inverse deshrinking produced reasonably robust models for Na+ (r boot 2 = 0.71), depth (r boot 2 = 0.64) and alkalinity (r boot 2 = 0.46), not for Cl− and ETo. We determined species optima and tolerances for Na+, depth and alkalinity which can facilitate identification of anthropogenic impacts based on changes of indicator taxa assemblages. Our study provides a basis for newly developed quantitative tools to be used in biomonitoring studies and evaluations of reference conditions for temporary wetland management.
