Materials research has driven the development of modern nano-electronic devices. In particular, research in magnetic thin films has revolutionized the development of spintronic devices1,2 because identifying new magnetic materials is key to better device performance and design. Van der Waals crystals retain their chemical stability and structural integrity down to the monolayer and, being atomically thin, are readily tuned by various kinds of gate modulation3,4. Recent experiments have demonstrated that it is possible to obtain two-dimensional ferromagnetic order in insulating Cr2Ge2Te6 (ref. 5) and CrI3 (ref. 6) at low temperatures. Here we develop a device fabrication technique and isolate monolayers from the layered metallic magnet Fe3GeTe2 to study magnetotransport. We find that the itinerant ferromagnetism persists in Fe3GeTe2 down to the monolayer with an out-of-plane magnetocrystalline anisotropy. The ferromagnetic transition temperature, Tc, is suppressed relative to the bulk Tc of 205 kelvin in pristine Fe3GeTe2 thin flakes. An ionic gate, however, raises Tc to room temperature, much higher than the bulk Tc. The gate-tunable room-temperature ferromagnetism in two-dimensional Fe3GeTe2 opens up opportunities for potential voltage-controlled magnetoelectronics7-11 based on atomically thin van der Waals crystals.

Gate-tunable Room-temperature Ferromagnetism in Two-dimensional Fe 3 GeTe 2

Ferromagnetism usually only occurs in materials containing elements that form covalent 3d and 4f bonds. Its occurrence in pure carbon is therefore surprising, even controversial. A systematic magnetic force microscope study indicates that ferromagnetism in graphite is the result of localized spins that arise at grain boundaries.

Room-temperature ferromagnetism in graphite driven by two-dimensional networks of point defects

Group-10 transition metal dichalcogenides (TMDs) with distinct optical and tunable electrical properties have exhibited great potential for various optoelectronic applications. Herein, a self-powered photodetector is developed with broadband response ranging from deep ultraviolet to near-infrared by combining FA1- x Cs x PbI3 perovskite with PdSe2 layer, a newly discovered TMDs material. Optoelectronic characterization reveals that the as-assembled PdSe2/perovskite Schottky junction is sensitive to light illumination ranging from 200 to 1550 nm, with the highest sensitivity centered at ≈800 nm. The device also shows a large on/off ratio of ≈104, a high responsivity (R) of 313 mA W-1, a decent specific detectivity (D*) of ≈1013 Jones, and a rapid response speed of 3.5/4 µs. These figures of merit are comparable with or much better than most of the previously reported perovskite detectors. In addition, the PdSe2/perovskite device exhibits obvious sensitivity to polarized light, with a polarization sensitivity of 6.04. Finally, the PdSe2/perovskite detector can readily record five "P," "O," "L," "Y," and "U" images sequentially produced by 808 nm. These results suggest that the present PdSe2/perovskite Schottky junction photodetectors may be useful for assembly of optoelectronic system applications in near future.

Multilayered PdSe2/Perovskite Schottky Junction for Fast, Self‐Powered, Polarization‐Sensitive, Broadband Photodetectors, and Image Sensor Application

Emerging in-plane anisotropic two-dimensional materials

Next-generation polarized mid-infrared imaging systems generally requires miniaturization, integration, flexibility, good workability at room temperature and in severe environments, etc. Emerging two-dimensional materials provide another route to meet these demands, due to the ease of integrating on complex structures, their native in-plane anisotropy crystal structure for high polarization photosensitivity, and strong quantum confinement for excellent photodetecting performances at room temperature. However, polarized infrared imaging under scattering based on 2D materials has yet to be realized. Here we report the systematic investigation of polarized infrared imaging for a designed target obscured by scattering media using an anisotropic tellurium photodetector. Broadband sensitive photoresponse is realized at room temperature, with excellent stability without degradation under ambient atmospheric conditions. Significantly, a large anisotropic ratio of tellurium ensures polarized imaging in a scattering environment, with the degree of linear polarization over 0.8, opening up possibilities for developing next-generation polarized mid-infrared imaging technology. Photodetectors operating within scattering environment can be realized with anisotropic materials. Here, the authors report polarization sensitive photodetectors based on thin tellurium nanosheets with high photoresponsivity of 3.54 × 102 A/W, detectivity of ~3.01 × 109 Jones in the mid-infrared range and an anisotropic ratio of ∼8 for 2.3 μm illumination to ensure polarized imaging.

Stable mid-infrared polarization imaging based on quasi-2D tellurium at room temperature

The ability to detect linearly polarized light is central to practical applications in polarized optical and optoelectronic fields and has been successfully demonstrated with polarized photodetection of in-plane anisotropic two-dimensional (2D) materials. Here, we report the anisotropic optical characterization of a group IV-V compound-2D germanium arsenic (GeAs) with anisotropic monoclinic structures. High-quality 2D GeAs crystals show the representative angle-resolved Raman property. The in-plane anisotropic optical nature of the GeAs crystal is further investigated by polarization-resolved absorption spectra (400-2000 nm) and polarization-sensitive photodetectors. From the visible to the near-infrared range, 2D GeAs nanoflakes demonstrate the distinct perpendicular optical reversal with a 75-80° angle on both the linear dichroism and polarization-sensitive photodetection. Obvious anisotropic features and the high dichroic ratio of Ipmax /Ipmin ∼ 1.49 at 520 nm and Ipmax /Ipmin ∼ 4.4 at 830 nm are achieved by the polarization-sensitive photodetection. The polarization-dependent photocurrent mapping implied that the polarized photocurrent mainly occurred at the Schottky photodiodes between electrode/GeAs interface. These experimental results are consistent with the theoretical calculation of band structure and band realignment. Besides the excellent polarization-sensitive photoresponse properties, GeAs-based photodetectors also exhibit rapid on/off response. These results demonstrate that the 2D GeAs crystals have promising potential for polarization optical applications.

Recent advances in low-dimensional semiconductor nanomaterials and their applications in high-performance photodetectors

Multiferroic materials exhibit tremendous potentials in novel magnetoelectric devices such as high-density non-volatile storage. Herein, we report the coexistence of ferroelectricity and ferromagnetism in two-dimensional Fe-doped In2Se3 (Fe0.16In1.84Se3, FIS). The Fe atoms were doped at the In atom sites and the Fe content is ~3.22% according to the experiments. Our first-principles calculation based on the density-functional theory predicts a magnetic moment of 5 μB per Fe atom when Fe substitutes In sites in In2Se3. The theoretical prediction was further confirmed experimentally by magnetic measurement. The results indicate that pure In2Se3 is diamagnetic, whereas FIS exhibits ferromagnetic behavior with a parallel anisotropy at 2 K and a Curie temperature of ~8 K. Furthermore, the sample maintains stable room-temperature ferroelectricity in piezoresponse force microscopy (PFM) measurement after the introduction of Fe atom into the ferroelectric In2Se3 nanoflakes. The findings indicate that the layered Fe0.16In1.84Se3 materials have potential in future nanoelectronic, magnetic, and optoelectronic applications.

Iron-doping induced multiferroic in two-dimensional In 2 Se 3

We report the magnetotransport properties of $\mathrm{MnB}{\mathrm{i}}_{2}\mathrm{T}{\mathrm{e}}_{4}$ thin flakes through gate modulation at low temperatures. Under in-plane magnetic field, a large negative magnetoresistance (MR) maintains up to 10 T, which is related to the suppression of spin scattering when the magnetic order is gradually forced into the ferromagnetic (FM) state. Under perpendicular magnetic field, a steep resistance decrease is observed around \ensuremath{\sim}3 T, corresponding to the transition from an antiferromagnetic (AFM) to a canted AFM (CAFM) state. Due to the net Berry curvature, a notable anomalous Hall effect is observed and can be effectively tuned by gate voltages. The enhanced Hall coefficient would emerge under high magnetic fields when the Fermi level is close to the charge neutral point. Moreover, a transition from negative to positive MR is obtained when increasing the magnetic field. A large linear positive MR occurs around $\ensuremath{\sim}8\phantom{\rule{0.16em}{0ex}}\mathrm{T}$, corresponding to the CAFM-FM transition. The nonsaturated positive MR here may have a similar mechanism to the one in Weyl semimetals, revealing the strong combination between topology and magnetism in $\mathrm{MnB}{\mathrm{i}}_{2}\mathrm{T}{\mathrm{e}}_{4}$.

From negative to positive magnetoresistance in the intrinsic magnetic topological insulator MnB i 2 T e 4

A T-type three-terminal junction made of two as-grown semiconducting single-walled carbon nanotubes was fabricated with two electrodes attached to each terminal. It is found that the symmetric current-voltage characteristic along one nanotube can be turned to asymmetric by applying a voltage to the second nanotube acting as a local gate electrode-a property that can be used to form only nanotube-based transistors and amplifiers. Our analysis shows that an asymmetric geometry is essential for devices of this kind to exhibit such a function. More significant rectification behavior has also been observed across the end-bulk junction of the two nanotubes in the presence of a negative backgate voltage.
