Long wavelength stimulated emission up to 9.5 μm from HgCdTe quantum well heterostructures
S. V. Morozov,S. V. Morozov,Vladimir Rumyantsev,Vladimir Rumyantsev,A. M. Kadykov,A. M. Kadykov,Alexander A. Dubinov,Alexander A. Dubinov,K. E. Kudryavtsev,K. E. Kudryavtsev,A. V. Antonov,A. V. Antonov,Nikolay N. Mikhailov,Nikolay N. Mikhailov,S. A. Dvoretskii,Vladimir I. Gavrilenko,Vladimir I. Gavrilenko +16 more
TL;DR: Stimulated emission from waveguide HgCdTe structures with several quantum wells inside waveguide core is demonstrated at wavelengths up to 9.5μm in this article, where the authors conclude that the potential for long-wavelength lasers is not exhausted.
Journal ArticleDOI
Scattering processes in a two-dimensional semimetal
E. B. Olshanetsky,Z. D. Kvon,Z. D. Kvon,M. V. Entin,L. I. Magarill,L. I. Magarill,Nikolay N. Mikhailov,I. O. Parm,Sergey A. Dvoretsky +8 more
TL;DR: In this paper, the scattering mechanisms in a two-dimensional semimetal based on a HgTe quantum well, where the electron and hole densities are controlled over a wide range by applying the gate voltage, have been studied.
Journal ArticleDOI
Cyclotron resonance photoconductivity of a two-dimensional electron gas in HgTe quantum wells
Ze-Don Kvon,Sergey Danilov,Nikolay N. Mikhailov,Sergey A. Dvoretsky,Wilhelm Prettl,Sergey Ganichev +5 more
TL;DR: In this paper, a far-infrared cyclotron resonance photoconductivity was investigated in HgTe quantum wells (QWs) of various widths grown on (013) oriented GaAs substrates.
Journal ArticleDOI
Temperature-driven single-valley Dirac fermions in HgTe quantum wells
M. Marcinkiewicz,Sandra Ruffenach,Sergey S. Krishtopenko,A. M. Kadykov,Christophe Consejo,Dmytro B. But,Wilfried Desrat,Wojciech Knap,Wojciech Knap,Jeremie Torres,A. V. Ikonnikov,K. E. Spirin,S. V. Morozov,Vladimir I. Gavrilenko,Nikolay N. Mikhailov,Nikolay N. Mikhailov,S. A. Dvoretskii,S. A. Dvoretskii,Frederic Teppe +18 more
TL;DR: In this article, temperature-dependent magnetospectroscopy of two HgTe/CdHgTe quantum wells below and above the critical well thickness was reported, which clearly indicate a change in the band-gap energy with temperature.
Journal ArticleDOI
Shot noise of the edge transport in the inverted band HgTe quantum wells
E. S. Tikhonov,E. S. Tikhonov,D. V. Shovkun,D. V. Shovkun,V. S. Khrapai,V. S. Khrapai,Z. D. Kvon,Z. D. Kvon,Nikolay N. Mikhailov,Sergey A. Dvoretsky +9 more
TL;DR: In this paper, the authors investigated the current noise in HgTe-based quantum wells with an inverted band structure in the regime of disordered edge transport and showed that the edge resistance strongly exceeds h/e 2 and weakly depends on the temperature.
