TL;DR: In this paper, a high-power IPM structure based on a graphene-based packaging lining plate and a processing technology was proposed, where a double-packaging line plate and flip chip mode were adopted, and heat was dissipated from a high power IPM chip through an upper heat conduction path and alower heat conduct path, and the temperature of a local hot spot on the chip was reduced.
