The Interaction of Extended Defects as the Origin of Step Bunching in Epitaxial III–V Layers on Vicinal Si(001) Substrates
TL;DR: In this paper, a step bunching mechanism is proposed based on the interplay of APBs, thread dislocations, and the vicinal surface of the miscut substrate, and an asymmetric number density of TDs on symmetry-equivalent {111} lattice planes is revealed and explained according to the substrate miscut and the lattice misfit in the heteroepitaxial material system.
Journal ArticleDOI
Self-compensation of the phosphorus acceptor in ZnSe
D. Seghier,H. P. Gislason,Christian Morhain,M. Teisseire,Eric Tournié,Gérard Neu,J. P. Faurie +6 more
TL;DR: In this paper, the binding energy of the P Se acceptor in photoluminescence was investigated by means of optical and electrical measurements and it was found that P Se forms a shallow acceptor with binding energy between 85 and 90 meV in the optical emission spectra.
Journal ArticleDOI
Optical properties and dynamics of excitons in Ga(Sb, Bi)/GaSb quantum wells: evidence for a regular alloy behavior
Ernest Rogowicz,W. M. Linhart,Marcin Syperek,J. Kopaczek,O. Delorme,Laurent Cerutti,Esperanza Luna,Eric Tournié,Jean-Baptiste Rodriguez,Robert Kudrawiec +9 more
Journal ArticleDOI
The nitrogen-related shallow donor in ZnSe : N epitaxial layers
TL;DR: In this article, Nitrogen-doped and nitrogen-implanted ZnSe epitaxial layers were studied through photoluminescence (PL), selective PL and PL-excitation spectroscopies.
Journal ArticleDOI
Terahertz Spectroscopy of Two-Dimensional Semimetal in Three-Layer InAs/GaSb/InAs Quantum Well
Sergey S. Krishtopenko,Sergey S. Krishtopenko,Sandra Ruffenach,F. Gonzalez-Posada,Christophe Consejo,Wilfried Desrat,Benoit Jouault,Wojciech Knap,Mikhail A. Fadeev,Mikhail A. Fadeev,A. M. Kadykov,A. M. Kadykov,Vladimir Rumyantsev,S. V. Morozov,Guilhem Boissier,Eric Tournié,Vladimir I. Gavrilenko,Frederic Teppe +17 more
TL;DR: In this paper, the features of terahertz photoluminescence and magnetoabsorption in magnetic fields up to 16 T in threelayer InAs/GaSb/InAs quantum wells with a band structure corresponding to a two-dimensional semimetal were studied.
