Abstract: High quality ZnO thin film was grown by Laser MBE. A pure ceramic ZnO target was ablated by the KrF laser pulses (248 nm, 10 Hz, 1 J/cm2) in an ultra high vacuum to deposit ZnO film on sapphire (0001) substrate. The lateral grain size was about 50 nm for the sample with thickness of 55 nm. At room temperature, the peak of the exciton absorption and the photoluminescence have the same energy. Under high density excitation (355 nm, 35 ps, 10 Hz), an exciton–exciton collision process was observed as P2 and P lines where 2S exciton and ionized exciton remain. From the edge of the sample, a very rapid increase of the P line was observed with the increase of the excitation power. A fine structure that comes from the cavity mode was also observed. These facts suggest that the lasing of the exciton was observed at room temperature.

Abstract: The density-matrix theory of semiconductor lasers with relaxation broadening model is finally established by introducing theoretical dipole moment into previously developed treatments. The dipole moment is given theoretically by the k . p method and is calculated for various semiconductor materials. As a result, gain and gain-suppression for a variety of crystals covering wide wavelength region are calculated. It is found that the linear gain is larger for longer wavelength lasers and that the gain-suppression is much larger for longer wavelength lasers, which results in that single-mode operation is more stable in long-wavelength lasers than in shorter-wavelength lasers, in good agreement with the experiments.

Abstract: This paper describes a transformerless energy storage system based on a cascade multilevel pulsewidth modulation converter with star configuration. The system is intended for power leveling of renewable energy sources, as well as for improving power quality and reliability of a power distribution system. This paper pays attention to active-power control and voltage-balancing control that are indispensable for proper operation of the energy storage system. A 200-V 10-kW 8.8-kJ downscaled laboratory system is designed, constructed, and tested, replacing electric double-layer capacitors with large-capacity electrolytic capacitors. Experimental results obtained from the laboratory system verify the viability and effectiveness of the 6.6-kV energy storage system.

However, the instability (degradation) of Y-TZP around 150 to 400° C in air and above 100° C in water during ageing is a severe problem which must be solved before the direct application of this material.
